1. A flow sensor (100) comprising:
a first silicon block (110) comprising:
a top surface and a bottom surface, and a channel (120) extending from the top surface to the bottom surface;
a sense resistor (130) circumferentially located around an opening in the top surface, the opening in the top surface being formed by the channel (120); and
a refractory resistor (140) located circumferentially around the opening in the top surface; and
a second silicon block (410) comprising:
a channel (420) for directing a gas flow across the top surface of the first silicon block (110).
2. The flow sensor (100) according to claim 1, wherein the refractory resistor (140) is one of a plurality of refractory resistors (140) positioned circumferentially around the sense resistor (130), and the sense resistor (130) is one of a plurality of sense resistors (130).
3. The flow sensor (100) of claim 2, wherein the refractory resistor (140) and the sense resistor (130) are circular.
4. The flow sensor (100) of claim 2, wherein the refractory resistor (140) and the sense resistor (130) have a polygonal shape.
5. The flow sensor (100) of claim 2, wherein the refractory resistor (140) and the sense resistor (130) have a spiral shape.
6. The flow sensor (100) according to claim 2, wherein the first silicon block (110) is bonded to the second silicon block (410).
7. The flow sensor (100) according to claim 2, wherein the channel (422) is formed using deep reactive ion etching.
8. A flow sensor (100) comprising:
a first silicon block (110) comprising:
a top surface;
a sense resistor (130) located on the top surface; and
a refractory resistor (140) on the top surface and distal from the sense resistor (130); and
a second silicon block (410) comprising:
a gas flow is directed through the channels (422) of the top surface of the first silicon block (110).
9. The flow sensor (100) according to claim 8, wherein the channel (422) directs the gas flow from the refractory resistor (140) to the sense resistor (130), and wherein the channel (422) is formed using deep reactive ion etching.
10. The flow sensor (100) of claim 8, wherein the sense resistor (130) and the refractory resistor (140) are each formed as a plurality of resistors (612, 614) placed parallel to each other.
Technical Field
The present invention relates to flow sensors having predictable thermal variations and reduced mechanical tolerances to achieve more consistent fluid flow and more consistent flow measurements.
Background
There is a great need for small, reliable flow sensors. MEMS devices based on the concept of heat transfer are a commercially successful technology. Despite the success in the market, currently available devices have similar designs and therefore have some of the same performance and manufacturing drawbacks.
The flow sensor, which may be referred to as a hot-wire anemometer, may be comprised of at least two resistors. A resistor may be made of a refractory material that heats to a controlled temperature when an electric current is passed through it. The second resistor may be a sense resistor and may be unheated. A current may be driven through the sense resistor and the resulting voltage measured to calculate its resistance.
When the flow sensor is operating, current in the refractory resistor causes the refractory resistor to heat up. As gas or other fluid flows through the refractory resistor to the sense resistor, heat may be transferred from the refractory resistor to the sense resistor. This causes the sense resistor to heat up, which in turn causes the resistance of the sense resistor to change. This change in resistance can be measured and the flow determined from this change.
The flow rate of a gas or other fluid in a flow sensor may depend in part on the shape and contour of the housing that houses the flow sensor. The size and shape of these enclosures can vary as the temperature of the enclosure changes. These temperature-related variations can be problematic, especially when they are unpredictable. In addition, the size and shape of these housings can be affected by manufacturing tolerances. These variations can result in variations in the flow to be measured and inconsistent measurements.
The problem to be solved is to provide a reliable flow sensor with a housing having predictable thermal variations and reduced mechanical tolerances to achieve more consistent fluid flow and more consistent flow measurements.
Disclosure of Invention
This problem is addressed by providing a reliable flow sensor with a housing having predictable thermal variations and reduced mechanical tolerances to achieve more consistent fluid flow and more consistent flow measurements.
Illustrative embodiments may provide a flow sensor having an improved housing. These enclosures may include channels for gases or other fluids. The vias may be formed using photolithography and high precision semiconductor manufacturing equipment and techniques to reduce their mechanical tolerances. This may reduce or reduce variations in the size, shape, and volume of the channel, resulting in improved consistency of flow measurements.
These and other embodiments of the invention may provide a channel in a flow sensor housing formed from a monolithic block of silicon. The use of a silicon block can provide a channel with highly predictable and repeatable thermomechanical properties that can be easily interpreted to provide more consistent measurements.
In these and other embodiments of the invention, a first silicon block may be attached to a second silicon block, thereby forming a channel. The first silicon block may include one or more refractory resistors and one or more sense resistors. These resistors may be circular, polygonal, or other shapes. They may each be formed as a helix, such as an archimedean helix, an involute, a fermat helix or other type of helix. Each of which may form a line or a linear array. They may have the same or similar shape, or may have different shapes. A refractory resistor may be formed around the internal sense resistor. In these and other embodiments, the sense resistor may be formed around an internal refractory resistor. An outlet channel for fluid flow may be formed as a hole through the second silicon block with the sense resistor and refractory resistor formed around the outlet channel. The channel in the second block and the outlet channel in the first block may form a flow path for a gas or other fluid through the flow sensor, wherein the fluid flows through the channel and out the outlet channel. In these and other embodiments of the invention, the outlet channel may be an inlet into which fluid may flow and out of the channel. In these and other embodiments of the invention, there may be no outlet channels or inlets in the first silicon block. In this configuration, fluid flow may pass through the channels in the second silicon block.
These and other embodiments of the present invention may provide a bi-directional flow sensor. In one case, fluid may flow from the refractory resistor through the sense resistor. This causes the temperature of the sense resistor to increase, thereby causing its resistance to increase. The increase in resistance is measurable. Alternatively, fluid may flow from the sense resistor through the refractory resistor. In this case, the temperature of the sensing resistor may decrease as the gas or fluid heated by the refractory resistor is carried from the sensing resistor to the refractory resistor.
In these and other embodiments of the invention, a second silicon block forming the channel may be attached to the first silicon block. The outlet channel may be absent or omitted from the first block of silicon. The first silicon block may include one or more refractory resistors and one or more sense resistors. These resistors may be circular, polygonal, or other shapes. They may each be formed as a helix, such as an archimedean helix, an involute, a fermat helix or other type of helix. Each of which may form a line or a linear array. They may have the same or similar shape, or may have different shapes. The refractory resistor may be formed on a first side of the sense resistor. In these and other embodiments, the sense resistor may be formed on a first side of the refractory resistor. The channel may have an inlet at a first end and an outlet or outlet channel at a second end, the fluid flowing from the inlet to the outlet or outlet channel.
In these and other embodiments of the invention, a first silicon block forming a channel may be attached to a second silicon block, plate, housing, or other substrate. The first silicon block may include one or more refractory resistors and one or more sense resistors. These resistors may be formed in the channels of the first silicon block. These resistors may be circular, polygonal, or other shapes. They may each be formed as a helix, such as an archimedean helix, an involute, a fermat helix or other type of helix. Each of which may form a line or a linear array. They may have the same or similar shape, or may have different shapes. The refractory resistor may be formed on a first side of the sense resistor. In these and other embodiments, the sense resistor may be formed on a first side of the refractory resistor. The channel may have an inlet at a first end and an outlet or outlet channel at a second end, the fluid flowing from the inlet to the outlet or outlet channel.
Several variations of this basic design can be implemented, such as concentric ring resistors or resistors mounted on a thin film to reduce thermal mass, etc.

Detailed Description
Conventional flow sensors can provide flow measurements that rely on the movement of gas over a sensing resistor and a reflecting resistor. This movement of the gas in turn depends on the geometry of the housing in which the sensor is located. The coefficient of thermal expansion of the housing wall and its dimensional tolerances significantly affect the measured flow value, within the dimensions involved, as well as any external torque or other mechanical effects. Accordingly, embodiments of the present invention may provide a device architecture to reduce measurement uncertainty associated with thermal and mechanical factors affecting the housing.

FIG. 6 illustrates another flow sensor according to an embodiment of the present invention. The first silicon block 610 may be part of the flow sensor 600. The first silicon block 610 may include one or more refractory resistors 614 and one or more sense resistors 612. For example, in these and other embodiments of the present invention, the sense resistor 612 may be located on each side of the refractory resistor 614. The pads 618 may be used to electrically connect the refractory resistor 614 and the sense resistor 612, as well as other components on the first silicon block 610, to other electronic circuitry external to the flow sensor 600.
The channel 622 may be formed in the second silicon block 620. Gas or other fluid 300 (shown in fig. 3) may enter the passage 622 past the refractory resistor 614. A current may be driven through the refractory resistor 614 to heat the refractory resistor 614. The refractory resistor 614 may heat the gas or other fluid 300. The heated gas or other fluid 300 may then pass through the sense resistor 612, thereby heating the sense resistor 612. A current may be driven through sense resistor 612 and the resulting voltage measured. The current in the sense resistor 612 may be small to reduce self-heating. The resulting voltage divided by the current is the value of the sense resistor 612. The value of the sense resistor 612 may be used to determine the flow of the gas or fluid 300. Gas or other fluid 300 can flow out of the back side of the flow sensor 600 from the channel 622 (as shown, at a point near the pad 618). Either or both of the sense resistor 612 and refractory resistor 614 may be oriented parallel, perpendicular, or at another angle to the direction of fluid flow provided by the channel 622.
The channels 622 may be defined and fabricated by photolithography and high precision semiconductor fabrication equipment, for example, using Deep Reactive Ion Etching (DRIE) or other techniques. As a result, the size, shape, and volume of the channel 622 can be tightly controlled. This high degree of accuracy and control means that the flow measurement readings are consistent from one flow sensor to another because they should be of very similar size.
Furthermore, since the channel 622 can be cut into a monolithic second silicon block 620, the thermomechanical properties of the channel 622 are simple and well understood and therefore predictable. This predictability may compensate for these effects. For example, since the expansion of silicon with temperature is well known, the effect of such expansion can be easily predicted. This may allow the flow measurement to be corrected as a function of temperature.
In this example, the refractory resistor 614 and the sense resistor 612 are shown as parallel resistors formed as straight lines, but in these and other embodiments of the invention, either or both of these resistors may have different shapes. Either or both of these resistors 612 and 614 may have a circular, polygonal, or other shape. Either or both of resistors 612 and 614 may be formed as a spiral, such as an archimedean spiral, an involute, a fermat spiral, or other type of spiral. They may each form a straight line. They may have the same or similar shape, or may have different shapes. In these and other embodiments of the invention, either or both of these resistors may be divided into a series of two or more arcs, or two or more straight lines, or two or more arbitrary shapes. In these and other embodiments of the invention, there may be a single refractory resistor 614 and a plurality of sense resistors 612, there may be a plurality of refractory resistors 614 and a single sense resistor 612, there may be one refractory resistor 614 and one sense resistor 612, or there may be a plurality of each sense resistor.
Either or both of the resistors 614 and 612 may be made of implanted or diffused silicon, in which case they are flush with the surface of the first block of silicon 610, or either or both of the resistors 614 and 612 may be made of a refractory metal such as platinum or tungsten. They may also be made of doped polysilicon.
Since these devices rely on sensitivity to temperature, temperature sensitivity can be increased by various enhancements. One approach is to mount the sense resistor 612 on a thin film, reducing the surrounding thermal mass, resulting in a more rapid temperature change. A second approach is to etch trenches around resistors 612 and 614 to reduce the thermal mass of the surrounding area.
The additional circuitry may be located on either or both of the second silicon block 620 or the first silicon block 610 (both of which may be referred to as a die), or on other structures associated with the second silicon block 620 or the first silicon block 610. The circuit may include a current generator for providing and controlling the heating current to the refractory resistor 614. The circuit may also include a current generator for providing a sense current to the sense resistor 612. An analog-to-digital converter and other circuitry may be included to convert the voltage across the sense resistor 612 to a digital value. Signal conditioning or processing circuitry may also be included.

The various flow sensors described above, as well as other flow sensors provided by embodiments of the present invention, may be driven by analog voltages or currents. These flow sensors may provide analog voltage or current output signals. Various signal processing circuits (not shown), which may be specially developed or commercially available, may be used to simplify the interpretation of the signals from the flow sensor. One embodiment of the flow sensor maintains a constant current through the refractory sensor and senses the change in resistance of the sense resistor, which may change as the flow changes. Another approach is to force the current in the refractory material to vary in such a way that the temperature of the sense resistor remains constant. Another approach is to provide a pulse of current to a refractory resistor to generate a heat pulse and measure the time that the heat pulse is sensed at a sense resistor.
The flow may be obtained from the resistance of the sense resistor in a variety of ways. For example, the gas or other fluid flow may be varied in a known manner and the resulting resistance measured. The resulting resistance and the relationship between the gas and fluid flow may be discovered and used during flow sensor operation to determine gas or fluid flow by sensing the resistance. At different temperatures, the resulting electrical resistance and the relationship between gas and fluid flow can be found. During operation, the temperature of the flow sensor may be used to calibrate the resistance of the measured sense resistor, thereby calibrating the gas or fluid flow against temperature.
