Disclosure of Invention

Problems to be solved by the invention

In the presence of Ga2O3When a crystalline film is epitaxially grown without doping, unexpected donors may be generated and the film may become n-type. If such undoped Ga is to be used2O3When a crystalline film is used in a semiconductor device, undoped Ga may be generated2O3The problem caused by the n-type crystal film.

For example, undoped Ga is used for the buffer layer2O3In a Field Effect Transistor (FET) having a crystal film, a current (leakage current) flows through a buffer layer in addition to a current flowing through a channel layer, and thus the FET cannot normally operate.

Therefore, it is sometimes required to add a suitable acceptor to undoped Ga2O3The system crystal layer compensates for the donor which is not intentionally added, thereby increasing the resistance. In addition, if it is in Ga2O3Impurities in the system crystal layer that function as acceptors can also be used for undoped Ga2O3Of crystalline or n-type undoped Ga2O3Formation of a p-type region in the system crystal layer.

Detailed Description

The first embodiment is a semiconductor device having Ga with N addition region2O3A Schottky barrier diode of a crystal layer.

It has not been known that N (nitrogen) is doped into Ga at a concentration at which the characteristics are affected2O3In the system crystal, it is not known that N is present in Ga2O3The crystal system functions as an acceptor.

Here, Ga is2O3Is a single crystal of Ga2O3Single crystal or Ga containing Al, In and the like2O3And (3) single crystal. For example, Ga to which Al and In are added may be used2O3Of single crystal (Ga)xAlyIn(1-x-y))2O3(x is more than 0 and less than or equal to 1, y is more than or equal to 0 and less than 1, and x + y is more than 0 and less than or equal to 1). By providing such a field plate structure, concentration of an electric field to the end portion of the anode electrode 16 can be suppressed. [ third embodiment ]

The third embodiment is a semiconductor device having Ga with N addition region2O3A lateral MOSFET system.

Fig. 7 is a vertical cross-sectional view of a lateral MOSFET3a of the third embodiment.
