1. An abrasive disk, comprising:

a base layer;

the thickness adaptive layer is arranged on the substrate layer and can deform based on pressure; and

the grinding sheet is arranged on one side, far away from the base layer, of the thickness adaptive layer and is in contact with the product so as to grind and clean the product.

2. An abrasive disc according to claim 1, wherein the thickness adaptive layer has a thickness in the range of 4 mm to 5mm and a hardness in the range of 30HRC to 40 HRC.

3. An abrasive disc according to claim 1, wherein the abrasive sheet has a thickness in the range of 0.5mm to 1 mm.

The abrasive disk of claim 1, wherein a metal pad is disposed between the thickness adaptive layer and the abrasive sheet, the center of the metal pad coincides with the center of the abrasive sheet and the center of the foam, and the diameter of the metal pad is smaller than the diameter of the abrasive sheet.

10. A substrate cleaning apparatus comprising a polishing head and a polishing disc connected to the polishing head, the polishing disc being as claimed in any one of claims 1 to 9.

11. A substrate cleaning apparatus in accordance with claim 10, wherein said polishing head is removably attached to said polishing disk.

Example 1

Referring to fig. 1-2, a substrate cleaning apparatus 100 includes: a polishing head 1 and a polishing disc 2 disposed at one end of the polishing head 1. The abrasive disk 2 includes a thickness adaptive layer 20, and a base layer 22 and an abrasive sheet 24 on opposite surfaces of the thickness adaptive layer 20. Since the polishing head 1 is fixed to the polishing disc 2 via the base layer 22, the base layer 22 has high hardness and is prevented from being deformed. The thickness adaptive layer 20 is flexible and can deform based on the pressure applied by the abrasive disc 2 on the product 103 to be cleaned so as to make the abrasive disc 2 completely fit with the surface of the product 103 to be cleaned.

The grinding disc 2 and the grinding head 1 are detachably fixed. For example, vacuum adsorption, magnetic attraction, or double-sided adhesive tape can be used for fixing. Preferably, fix through the mode of vacuum adsorption, avoid gluing the material to remove not influence subsequent cleaning effect as much when changing abrasive disc 2.

The thickness adaptive layer 20 can be deformed based on pressure, and the material of the thickness adaptive layer 20 is foam or foam cushion or elastic member formed by spring. Of course, other structures or materials that can be deformed under an external force or the like and that can be removed after the external force is removed, and that have a hardness of 30 to 40 degrees to achieve thickness adjustment, may be used. In the present embodiment, the thickness adaptive layer 20 is foam, and may be, for example, fiber foam, strip foam, or solid foam.

In the present embodiment, the polishing sheet 24 and the thickness adaptive layer 20 are fixed by a super glue, and the thickness adaptive layer 20 and the base layer 22 are fixed by a super glue.

Example 2

Referring to fig. 3 to 4, the structure of the polishing disc 4 provided in fig. 3 to 4 is substantially the same as that of the polishing disc 2 provided in the first embodiment, except that: a metal gasket 26 is also disposed between the thickness adaptive layer 20 and the abrasive sheet 24. The center of the metal pad 26 coincides with the center of the abrasive sheet 24 and the thickness adaptive layer 20, and the diameter of the metal pad 26 is smaller than the diameter of the abrasive sheet 24.

The metal gasket 26 is provided for the purpose of: in the process of grinding small-sized products such as wafers, the size of the grinding disc 2 is larger than that of the products, so that the edge of the grinding sheet 24 is stressed greatly, the middle of the grinding disc 2 is slightly higher than the periphery, the phenomenon that the grinding of the substrate covered by the middle position is not clean can occur, and the metal gasket 26 is additionally arranged in the middle between the thickness adaptive layer 20 and the grinding sheet 24, so that the middle pressing-in amount of the grinding disc 2 can be increased, and the cleaning effect is improved.

In this embodiment, the ratio of the diameter of the metal pad 26 to the diameter of the abrasive sheet 24 is between one fifth and one fourth. The thickness of the metal gasket 26 ranges from 0.2 to 0.3 mm.

For example, in this embodiment, the diameter of the polishing pad is 13 cm and the diameter of the metal pad is 3 cm.

Example 3

Referring to fig. 5, the structure of the polishing disc 6 provided in fig. 5 is substantially the same as that of the polishing disc 2 provided in the first embodiment, except that: the periphery of the grinding sheet 24 is formed with a flange 28, and the height of the flange 28 is smaller than the thickness of the thickness adaptive layer 20 when the thickness adaptive layer is deformed maximally. The thickness adaptive layer 20 is disposed in a receiving groove formed by the flange 28 and the upper surface of the polishing sheet 24. In a preferred embodiment, the height of the flange 28 ranges from 1.5 to 2.5 millimeters.

The purpose of the flange 28 is to: since deionized water is sprayed on the substrate surface during the polishing cleaning process, the flange 28 is used to prevent dirt such as deionized water from entering the thickness adaptive layer 20 from the circumferential side of the thickness adaptive layer 20. Referring to fig. 6, the structure of the polishing disc 7 provided in fig. 6 is substantially the same as that of the polishing disc 6 provided in fig. 5, except that: the surface of the grinding sheet 24 is fixed with a metal gasket 26 to increase the pressing amount in the middle of the grinding disc 2, that is, the contact area between the grinding disc 6 and the product is increased, and the cleaning effect is improved.

Example 5

Referring to fig. 7, the structure of the polishing disc 8 provided in fig. 7 is substantially the same as that of the polishing disc 2 provided in the first embodiment, except that: the circumferential surface of the thickness adaptive layer 20 is provided with a waterproof coating 30, and the small holes on the circumferential side surface of the thickness adaptive layer 20 are completely sealed by the waterproof coating 30.

The waterproof coating 30 is provided for the purpose of: since deionized water is sprayed on the substrate surface during the polishing and cleaning process, the waterproof coating 30 prevents dirt such as deionized water from entering the thickness adaptive layer 20 from the circumferential side of the thickness adaptive layer 20.

Of course, it is understood that in this embodiment, a metal gasket 26 may be added between the thickness adaptive layer 20 and the polishing sheet 24.
