1. A capacitor of a semiconductor device, the capacitor of the semiconductor device comprising:

a lower electrode layer;

a plurality of upper electrode layers disposed above the lower electrode layer in a third direction;

a plurality of dielectric layers disposed between the lower electrode layer and each of the plurality of upper electrode layers, each dielectric layer configured to include a plurality of storage nodes;

A plurality of wiring layers disposed above at least one of the plurality of upper electrode layers and configured to receive a voltage for measuring an Equivalent Series Resistance (ESR); and

a plurality of contacts electrically coupling the plurality of wiring layers to the at least one of the plurality of upper electrode layers,

wherein a resistance caused by positional information of the plurality of wiring layers and the plurality of contacts in a wiring pattern corresponds to the equivalent series resistance ESR.

2. The capacitor of the semiconductor device according to claim 1, wherein each of the plurality of upper electrode layers further comprises:

an extension region extending from an edge region in a second direction, wherein the extension region does not overlap with the lower electrode layer in the third direction.

3. The capacitor of the semiconductor device according to claim 2,

the plurality of wiring layers are disposed over the extended region of the at least one of the plurality of upper electrode layers in the third direction.

4. The capacitor of the semiconductor device according to claim 1,

The plurality of wiring layers are disposed in a central region of the plurality of upper electrode layers and extend in a first direction over the plurality of upper electrode layers.

5. The capacitor of the semiconductor device according to claim 1,

the plurality of wiring layers are disposed to cross the plurality of upper electrode layers in a first direction.

6. The capacitor of the semiconductor device according to claim 1,

the plurality of wiring layers configured to receive a voltage for measuring ESR are disposed above the plurality of upper electrode layers in parallel with each other while extending in a first direction, and each of the plurality of wiring layers has a line shape.

7. The capacitor of the semiconductor device according to claim 6,

the plurality of wiring layers are spaced apart from each other by a predetermined distance in the second direction.

8. The capacitor of the semiconductor device according to claim 1, wherein the plurality of upper electrode layers comprise:

a first upper electrode layer disposed above the lower electrode layer in the third direction; and

a second upper electrode layer disposed above the lower electrode layer in the third direction and spaced apart from the first upper electrode layer by a predetermined distance in the first direction.

9. The capacitor of the semiconductor device according to claim 8,

the first wiring layer is configured to receive a first voltage as an input, and is electrically coupled to the first upper electrode layer through a first contact, and

the second wiring layer is configured to receive a second voltage as an input and is electrically coupled to the second upper electrode layer through a second contact.

10. The capacitor of the semiconductor device according to claim 9,

the first voltage and the second voltage have different voltage levels.

11. The capacitor of the semiconductor device according to claim 9,

the first wiring layer is disposed in an edge region of the first upper electrode layer, and

the second wiring layer is disposed in an edge region of the second upper electrode layer.

12. The capacitor of the semiconductor device according to claim 9,

each of the first wiring layer and the second wiring layer extends in a second direction and is formed in a linear shape.

13. The capacitor of the semiconductor device according to claim 9,

the first wiring layer is disposed in a central region of the first upper electrode layer, and

15. A distributed model circuit of a capacitor, the distributed model circuit of a capacitor comprising:

a lower electrode layer modeled as a plurality of first resistors corresponding to a first parasitic capacitance;

a dielectric layer vertically stacked on the lower electrode layer and configured to include a plurality of storage nodes; and

an upper electrode layer modeled as a plurality of second resistors corresponding to a second parasitic capacitance and configured to receive a current for measuring an equivalent series resistance, ESR, through respective nodes coupling the plurality of second resistors to each other,

wherein the lower electrode layer, the dielectric layer, and the upper electrode layer are vertically stacked to form a three-dimensional 3D structure.

16. The distributed model circuit of a capacitor of claim 15,

A resistance value of each of the first resistors and a resistance value of each of the second resistors are changed according to position information on a wiring pattern of the upper electrode layer such that the changed resistance values are reflected in the ESR.

17. The distributed model circuit of a capacitor of claim 15, wherein the dielectric layer comprises:

a first set of dielectric layers; and

a second set of dielectric layers spaced apart from the first set of dielectric layers by a predetermined distance.

18. The distributed model circuit of a capacitor of claim 17, wherein the upper electrode layer comprises:

a first set of upper electrode layers stacked on the first set of dielectric layers; and

a second group upper electrode layer laminated on the second group dielectric layer.

19. The distributed model circuit of a capacitor of claim 15,

the length of the upper electrode layer in the first direction is set to a plate length, and the width of the upper electrode layer in the second direction is set to a plate width, and

wherein the plate length and the plate width are used as variables of the ESR.

20. The distributed model circuit of a capacitor of claim 19,

a value of a voltage applied to each of the nodes, a value of a current applied to each of the nodes, a value of each of the first resistors, a value of each of the second resistors, a capacitance of each of the storage nodes, the plate length, and the plate width mathematically correspond to a value of the ESR.

Technical Field

The technology and implementations disclosed herein relate generally to capacitors of semiconductor devices and distributed model circuits for the same, and more particularly to a technology for a semiconductor device including a capacitor for reducing noise.

Background

Important variables that can greatly affect the performance or throughput of a semiconductor device include higher integration, lower operating voltage, and higher operating speed. In recent years, as the number of semiconductor devices designed to operate at a lower voltage is rapidly increasing, such semiconductor devices also require various power supply voltages. However, when the semiconductor device is powered on by receiving a power supply voltage, noise inevitably occurs in the semiconductor device, and such noise may change a signal transmission (Tx) characteristic (i.e., a delay value) of the semiconductor device. Recently, one or more large-volume capacitors (i.e., large-capacity capacitors) for eliminating noise have been formed in a peripheral circuit region of a semiconductor device.

Disclosure of Invention

Various embodiments of the disclosed technology relate to a capacitor of a semiconductor device and a distributed model circuit for the capacitor, which can reflect a resistance change caused by a wiring pattern of the capacitor in an Equivalent Series Resistance (ESR).

According to an embodiment of the disclosed technology, a capacitor of a semiconductor device may include: a lower electrode layer; a plurality of upper electrode layers disposed above the lower electrode layers in a third direction; a plurality of dielectric layers disposed between the lower electrode layer and each of the plurality of upper electrode layers, each dielectric layer configured to include a plurality of storage nodes; a plurality of wiring layers disposed over at least one of the plurality of upper electrode layers and configured to receive a voltage for measuring an Equivalent Series Resistance (ESR); and a plurality of contacts electrically coupling the plurality of wiring layers to at least one of the plurality of upper electrode layers, wherein a resistance caused by position information of the plurality of wiring layers and the plurality of contacts in the wiring pattern corresponds to an Equivalent Series Resistance (ESR).

In accordance with another embodiment of the disclosed technology, a distributed model circuit of a capacitor may include: a lower electrode layer modeled as a plurality of first resistors corresponding to a first parasitic capacitance; a dielectric layer vertically stacked on the lower electrode layer and configured to include a plurality of storage nodes; and an upper electrode layer modeled as a plurality of second resistors corresponding to the second parasitic capacitance and configured to receive a current for measuring an Equivalent Series Resistance (ESR) through respective nodes coupling the plurality of second resistors to each other, wherein the lower electrode layer, the dielectric layer, and the upper electrode layer are vertically stacked to form a three-dimensional (3D) structure.

Detailed Description

This patent document provides implementations and examples of a capacitor of a semiconductor device and a distributed model circuit for the capacitor that substantially solve one or more problems associated with limitations or disadvantages of the related art. Some implementations of the disclosed technology propose a capacitor of a semiconductor device and a distributed model circuit for the capacitor, which are capable of reflecting a resistance change caused by a wiring pattern of the capacitor in an Equivalent Series Resistance (ESR).

Reference will now be made in detail to embodiments of the disclosed technology, examples of which are illustrated in the accompanying drawings. Wherever possible, the same reference numbers will be used throughout the drawings to refer to the same or like parts.

Advantages and features of the disclosed technology, and methods of accomplishing the same, will become apparent from the following detailed description of the disclosed technology taken in conjunction with the accompanying drawings. However, the disclosed technology is not limited to the following embodiments, and may be implemented in various different forms. These embodiments are provided merely to fully disclose the disclosed technology and to fully understand the scope of the present disclosure for those of ordinary skill in the art to which the disclosed technology pertains. In the drawings, the size or relative sizes of layers and regions may be exaggerated for clarity of description.

Two directions arranged perpendicular to each other to form a plane will be hereinafter defined as an X-axis direction and a Y-axis direction, respectively, and a perpendicular direction perpendicular to the plane will be hereinafter defined as a Z-axis direction. The X-axis direction, the Y-axis direction, and the Z-axis direction may be arranged perpendicular to each other and may form orthogonal axes. In the following description, the terms "vertical" or "vertical direction" may be substantially the same as the Z-axis direction. In the drawings, a direction indicated by an arrow and another direction opposite to the arrow direction will hereinafter be substantially the same as each other.

Fig. 1 is a schematic plan view illustrating an example of a capacitor of a semiconductor device according to an embodiment of the present disclosure. Fig. 2 is a schematic cross-sectional view illustrating an example of a capacitor of the semiconductor device shown in fig. 1 based on some implementations of the disclosed technology. Fig. 3 is a schematic diagram illustrating an example of a distributed model circuit of the capacitor shown in fig. 1.

Referring to fig. 1 to 3, the capacitor may include a lower electrode layer 100, dielectric layers 110_1 and 110_2, and upper electrode layers 120_1 and 120_ 2. The capacitor may be a large-capacity capacitor having a high capacitance (e.g., in units of microfarad muf). In addition, the capacitor may be a metal-insulator-metal (MIM) capacitor in which an insulating layer is formed between two electrodes.

The lower electrode layer 100 may serve as a lower electrode of a capacitor, and may include a metal electrode. Each of the upper electrode layers 120_1 and 120_2 may function as an upper (plate) electrode of a capacitor, and may include a metal electrode. In some implementations, the metal electrode can include metal, polysilicon, tungsten, or a combination thereof.

In addition, the dielectric layer 110_1 may be disposed between the lower electrode 100 and the upper electrode layer 120_1, and the dielectric layer 110_2 may be disposed between the lower electrode 100 and the upper electrode layer 120_ 2. The dielectric layer 110_1 (e.g., a first group of dielectric layers) and the dielectric layer 110_2 (e.g., a second group of dielectric layers) may be spaced apart in an X-axis direction common to the lower electrode layer 100. The dielectric layer 110_1 may be formed to correspond to the upper electrode layer 120_ 1. The dielectric layer 110_2 may be formed to correspond to the upper electrode layer 120_ 2. The dielectric layer 110_1 and the dielectric layer 110_2 may share the lower electrode layer 100.

In the cross-sectional view shown in fig. 2, each of the dielectric layers 110_1 and 110_2 may include a plurality of Storage Nodes (SNs). The storage nodes SN of each of the dielectric layers 110_1 and 110_2 may be spaced apart from each other by a predetermined distance or at a predetermined pitch in the X-axis direction and the Y-axis direction, respectively. The plurality of Storage Nodes (SN) may be formed in a line shape extending in the Z-axis direction. A plurality of Storage Nodes (SN) may be coupled to each other in a vertical direction (i.e., a Z-axis direction) while being disposed between the lower electrode layer 100 and the corresponding upper electrode layer 120_1 or upper electrode layer 120_ 2.

Each of the dielectric layers 110_1 and 110_2 may include a high permittivity (i.e., high-K) material. The high-K material may include a material having a higher dielectric constant than the silicon oxide material. The high-K material may include at least one metal element. The high-K material may include a hafnium-containing material. As an example, the hafnium-containing material may include hafnium oxide (HfO)2) Hafnium silicon oxide (HfSiO), hafnium silicon oxynitride orCombinations thereof. In some other implementations, the high-K material may include, for example, lanthanum oxide (La)2O3) Lanthanum aluminum oxide (LaAlO)3) Zirconium oxide (ZrO)2) Zirconium oxide silicon (ZrSiO), zirconium oxynitride silicon (ZrSiON), aluminum oxide (Al) 2O3) And combinations thereof. The high-K material may also be selectively implemented by any other high-K material known to those skilled in the art, if desired.

Referring to fig. 3, a distributed model circuit of a capacitor may include a lower electrode layer 100, dielectric layers 110_1 and 110_2, and upper electrode layers 120_1 and 120_ 2. The lower electrode layer 100 may be modeled as a resistor (R0) corresponding to a parasitic resistance. Each of the upper electrode layers 120_1 and 120_2 may be modeled as a resistor (R1) corresponding to a parasitic resistance. Each of the dielectric layers 110_1 and 110_2 may be modeled as a Storage Node (SN) corresponding to a capacitance.

In some embodiments of the disclosed technology, a resistor-capacitor (RC) network comprising a resistor (R0), a resistor (R1), and a capacitance may be implemented as a distributed model. The distributed model circuit of the capacitor may be implemented as a three-dimensional (3D) structure having a lower electrode layer 100, dielectric layers 110_1 and 110_2 stacked on the lower electrode layer 100, and upper electrode layers 120_1 and 120_2 stacked on the dielectric layers 110_1 and 110_2, respectively, in a Z-axis direction.

The wirings (or wirings) of the lower electrode layer 100 may be spaced apart from each other by a predetermined distance or pitch in the X-axis direction and the Y-axis direction. Parasitic resistance that may be generated by the wiring of the Storage Node (SN) coupled to the dielectric layers 110_1 and 110_2 may be modeled as a plurality of resistors (R0) in the lower electrode layer 100.

Each of the dielectric layers 110_1 and 110_2 may include a plurality of Storage Nodes (SNs) spaced apart from each other by a predetermined distance or pitch in the X-axis direction and the Y-axis direction. That is, in fig. 3, the dielectric layers 110_1 and 110_2 may be modeled to correspond to a Storage Node (SN) of a capacitor.

The wiring of the upper electrode layer 120_1 and the wiring of the upper electrode layer 120_2 may be spaced apart from each other by a predetermined distance or pitch in the X-axis direction and the Y-axis direction, respectively, and may be arranged in a matrix shape. Parasitic resistance that may be generated by a wire coupled to the Storage Node (SN) of the dielectric layer 110_1 may be modeled as a plurality of resistors (R1) in the upper electrode layer 120_1, and parasitic resistance that may be generated by a wire coupled to the Storage Node (SN) of the dielectric layer 110_2 may be modeled as a plurality of resistors (R1) in the upper electrode layer 120_ 2.

For example, the X-direction length (L) in the distributed model circuit of the capacitor may refer to a plate length of the upper electrode layer 120_ 1. The Y-direction width (W) in the distributed model circuit of the capacitor may refer to a plate width of the upper electrode layer 120_ 1.

In addition, the X-direction length (L) in the distributed model circuit of the capacitor may refer to a plate length of the upper electrode layer 120_ 2. The Y-direction width (W) in the distributed model circuit of the capacitor may refer to a plate width of the upper electrode layer 120_ 2.

In fig. 4A to 11B, the same constituent elements as those described with reference to fig. 1 to 3 will be hereinafter denoted by the same reference numerals as those of fig. 1 to 3, and thus, redundant description thereof will be omitted herein for the sake of brevity. For ease of description and better understanding of the disclosed technology, it should be noted that only necessary constituent elements necessary to describe the disclosed technology are illustrated in the planar arrangement structure shown in fig. 4A, 5A, 6A, 7A, 8A, 9A, 10A, and 11A. Therefore, basic constituent elements will be described below with reference to fig. 4A, 5A, 6A, 7A, 8A, 9A, 10A, and 11A.

Fig. 4A is a schematic plan view illustrating a capacitor. Fig. 4B is a schematic diagram illustrating a distributed model circuit corresponding to a capacitor according to an embodiment of the present disclosure.

Referring to fig. 4A and 4B, each of the upper electrode layer 120_1 and the upper electrode layer 120_2 may include an extension area (ER) formed to extend in the Y-axis direction. In this case, the Extension Region (ER) may be a region that does not overlap with the lower electrode layer 100 in the Z-axis direction (i.e., does not overlap in a plan view). In some other implementations, the extension region ER may partially or completely overlap with the lower electrode layer 100 in the Z-axis direction.

The wiring layer 130_1 may be formed over the extension area (ER) of the upper electrode layer 120_1, and the wiring layer 130_2 may be formed over the extension area (ER) of the upper electrode layer 120_ 2. That is, each of the wiring layer 130_1 and the wiring layer 130_2 may be formed in an edge region extending in the Y-axis direction.

Some parts or portions of the wiring layers 130_1 and 130_2 may overlap with extension areas (ER) of the upper electrode layers 120_1 and 120_2 in the Z-axis direction. Each of the wiring layer 130_1 and the wiring layer 130_2 may be formed in a line shape extending in the X-axis direction. The wiring layers 130_1 and 130_2 may be formed to cross an extended area (ER) of both the upper electrode layers 120_1 and 120_2 in the X-axis direction.

The wiring layer 130_1 and the wiring layer 130_2 may be spaced apart from each other by a predetermined distance in the Y-axis direction. The wiring layer 130_1 and the wiring layer 130_2 may extend parallel to each other in the X-axis direction.

In an embodiment, the wiring layer 130_1 may be a wiring for supplying a power supply voltage. In other embodiments, the wiring layer 130_1 may be a wiring for supplying a ground voltage. The voltage supplied through the wiring layer 130_1 may be transmitted to the lower electrode layer 100 through the contact 140_1, the upper electrode layer 120_1 (e.g., the upper electrode layer of the first group), and the Storage Node (SN).

In addition, in the embodiment, the wiring layer 130_2 may be a wiring for supplying a ground voltage. In other embodiments, the wiring layer 130_2 may be a wiring for supplying a power supply voltage. The voltage supplied through the wiring layer 130_2 may be transmitted to the lower electrode layer 100 through the contact 140_2, the upper electrode layer 120_2 (e.g., the upper electrode layer of the second group), and the Storage Node (SN).

The contact 140_1 (e.g., "through hole") may be formed between the Extended Region (ER) of the upper electrode layer 120_1 and the wiring layer 130_ 1. Similarly, a contact 140_2 (e.g., also a "through hole") may be formed between an Extended Region (ER) of the upper electrode layer 120_2 and the wiring layer 130_ 2. In other words, the contact 140_1 may be a through hole formed between the upper electrode layer 120_1 and the wiring layer 130_1, and the contact 140_2 may be a through hole formed between the upper electrode layer 120_2 and the wiring layer 130_ 2. The contact 140_1 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 1. The contact 140_2 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 2.

The capacitor shown in fig. 4A may be represented by the distributed model circuit shown in fig. 4B. The distributed model circuit of the capacitor may apply a current (I) to at least one of the plurality of Nodes (ND) of each of the upper electrode layers 120_1 and 120_2 to measure an Equivalent Series Resistance (ESR). That is, as shown in fig. 4B, the Node (ND) designed to receive the current (I) may be constructed with the same metal wiring pattern as in an actual capacitor. For example, a Node (ND) receiving the current (I) may be disposed in one edge region of the Storage Node (SN) matrix of each of the upper electrode layers 120_1 and 120_2 in the Y-axis direction.

In a distributed model of the capacitor, the Node (ND) of the upper electrode layer 120_1 may correspond to a location where the contact 140_1 is routed into the pattern of the capacitor, and the Node (ND) of the upper electrode layer 120_2 may correspond to a location where the contact 140_2 is routed into the pattern of the capacitor. In fig. 4, a position of the contact 140_1 wired to the upper electrode layer 120_1 may correspond to a Node (ND) receiving the current (I), and a position of the contact 140_2 wired to the upper electrode layer 120_2 may correspond to a Node (ND) receiving the current (I). Therefore, the unit current (I) can be applied to each Node (ND) arranged in the X-axis direction through the wiring layers 130_1 and 130_ 2.

The current (I) applied to each Node (ND) of the upper electrode layers 120_1 and 120_2 may flow through the resistor (R1), the Storage Node (SN), and the resistor (R0). Since the ESR value varies according to the size of each of the upper electrode layers 120_1 and 120_2, an ESR relation based on the size of the upper electrode layers 120_1 and 120_2 can be utilized. The ESR relation may be used as an ESR equation calculated using a resistance distribution model. In the ESR equation, the resistance caused by the metal wiring pattern (for example, the resistance caused by the wiring layers 130_1 and 130_2 and the contacts 140_1 and 140_ 2), the value of the resistor (R1), the capacitance of the Storage Node (SN), and the value of the resistor (R0) can be mathematically reflected.

As a result, a NETLIST (NETLIST) can be created by the distributed model, so that the equivalent resistance corresponding to the ESR can be calculated by simulation. The resistance value mathematically calculated by the simulation can be used as the ESR of the capacitor including the corresponding wiring pattern.

For example, the resistance value can be calculated by the relation "R (resistance) ═ V (voltage)/I (current)". For ease of description and better understanding of the disclosed technique, it is assumed that the current (I) used in the distributed model of the capacitor can be fixed to a constant value. Thereafter, when a voltage is applied to the distributed model circuit of the capacitor through the wiring layers 130_1 and 130_2 and the contacts 140_1 and 140_2, an Equivalent Series Resistance (ESR) value can be mathematically calculated. In the following embodiments, when the metal wiring patterns (i.e., the positions of the wiring layers 130_1 and 130_2 and the positions of the contacts 140_1 and 140_ 2) are changed, a resistance change due to the modified metal wiring patterns may be reflected in the changed metal wiring patterns, so that the ESR value can be obtained.

As described above, the above embodiment can realize the ESR relation by simulating the equivalent resistance using the 3D distribution model. Subsequently, the dimensions of the upper electrode layers 120_1 and 120_2, i.e., the plate length (L) and the plate width (W), may be used as variables in the ESR relationship. Therefore, when the sizes of the upper electrode layers 120_1 and 120_2 are changed, the ESR value of the capacitor can be mathematically calculated by applying a variable to the ESR relation.

In the design of semiconductor devices, capacitors may be used to remove noise from on-chip structures. Specifically, the capacitor may be designed in such a manner that a portion for supplying the power supply voltage to the semiconductor device is not affected by noise according to internal and external conditions of the chip. However, the capacitor for reducing the parasitic resistance may incur other parasitic resistance corresponding to Equivalent Series Resistance (ESR).

Specifically, among the layers for constructing the capacitor, each of the upper electrode layers 120_1 and 120_2 may have a high sheet resistance. Therefore, variations in the resistances R0 and R1 may be greatly increased not only according to the wiring patterns of the wiring layers 130_1 and 130_2 stacked on the upper electrode layer 120_1 but also according to the contacts 140_1 and 140_2 coupling the wiring layers 130_1 and 130 to each other. Therefore, variations in the resistances R0 and R1 based on the wiring pattern may affect the magnitude of the ESR of the capacitor. Accordingly, embodiments of the disclosed technology may implement a 3D distributed model that takes into account wiring patterns of the component layers, such that the resistance R0 and R1 can be reflected in ESR magnitude based on changes in the wiring patterns.

Fig. 5A is a schematic plan view illustrating a capacitor, and fig. 5B is a schematic diagram illustrating a distributed model circuit corresponding to the capacitor according to an embodiment of the present disclosure.

Referring to fig. 5A and 5B, wiring layers 130_3 and 130_4 may be formed in Central Regions (CR) of the upper electrode layers 120_1 and 120_2 with respect to the Y-axis direction. That is, some parts or portions of the wiring layers 130_3 and 130_4 may overlap with the Central Region (CR) of both the upper electrode layers 120_1 and 120_2 in the Z-axis direction. Each of the wiring layer 130_3 and the wiring layer 130_4 may be formed in a line shape extending in the X-axis direction. The wiring layer 130_3 and the wiring layer 130_4 may be formed to cross the Central Region (CR) in the X-axis direction.

The wiring layer 130_3 and the wiring layer 130_4 may be spaced apart from each other by a predetermined distance in the Y-axis direction. The wiring layer 130_3 and the wiring layer 130_4 may extend parallel to each other in the X-axis direction.

In an embodiment, the wiring layer 130_3 may be a wiring for supplying a power supply voltage. In other embodiments, the wiring layer 130_3 may be a wiring for supplying a ground voltage. The voltage supplied through the wiring layer 130_3 may be transmitted to the lower electrode layer 100 through the contact 140_3, the upper electrode layer 120_1, and the Storage Node (SN).

In addition, in the embodiment, the wiring layer 130_4 may be a wiring for supplying a ground voltage. In other embodiments, the wiring layer 130_4 may be a wiring for supplying a power supply voltage. The voltage supplied through the wiring layer 130_4 may be transmitted to the lower electrode layer 100 through the contact 140_4, the upper electrode layer 120_2, and the Storage Node (SN).

A contact 140_3 (e.g., "through hole") may be formed between the Central Region (CR) of the upper electrode layer 120_1 and the wiring layer 130_3, and a contact 140_4 (e.g., "through hole") may be formed between the Central Region (CR) of the upper electrode layer 120_2 and the wiring layer 130_ 4. In other words, the contact 140_3 may be a through hole formed between the upper electrode layer 120_1 and the wiring layer 130_3, and the contact 140_4 may be a through hole formed between the upper electrode layer 120_2 and the wiring layer 130_ 4. The contact 140_3 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 3. The contact 140_4 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 4.

The capacitor shown in fig. 5A may be represented by the distributed model circuit shown in fig. 5B. In the embodiment shown in fig. 5B, the Node (ND) receiving the current (I) may be disposed in the Central Region (CR) of the upper electrode layers 120_1 and 120_2 with respect to the Y-axis direction, and may be arranged in a single row or column in the X-axis direction.

Referring to fig. 6A and 6B, the capacitor may include wiring layers 130_5 and 130_6 and wiring layers 130_7 and 130_ 8. The additional areas AR1 and AR2 may be located on opposite sides of and adjacent to the central area (CR) with respect to the Y direction, and the additional areas AR1 and AR2 may extend in the X direction to be coextensive with the central area (CR). The wiring layers 130_5 and 130_6 may extend in the Y direction in the additional areas AR1 of the upper electrode layers 120_1 and 120_2, and the wiring layers 130_7 and 130_8 may extend in the Y direction in the additional areas AR2 of the upper electrode layers 120_1 and 120_ 2.

That is, the wiring layer 130_5 and the wiring layer 130_6 may be formed in an additional region AR1 with respect to the Central Region (CR) of the Y-axis direction. The wiring layer 130_7 and the wiring layer 130_8 may be formed in an additional region AR2 with respect to the Central Region (CR) of the Y-axis direction.

Each of the wiring layers 130_5 to 130_8 may be formed in a line shape extending in the X-axis direction. The wiring layers 130_5 to 130_8 may be formed in the additional area AR1 and the additional area AR2, respectively, to cross the upper electrode layers 120_1 and 120_2 in the X-axis direction.

Referring to fig. 7A and 7B, the capacitor may include wiring layers 130_9 and 130_10, wiring layers 130_11 and 130_12, and wiring layers 130_13 and 130_ 14. The additional areas AR3 and AR4 may be located on opposite sides of and spaced apart from the central area (CR) with respect to the Y direction. The additional areas AR3 and AR4 may extend in the X direction to be coextensive with the central area (CR). The wiring layers 130_9 and 130_10 may be formed in the Central Regions (CR) of the upper electrode layers 120_1 and 120_ 2. Referring to fig. 8A and 8B, the upper electrode layers 120_1 and 120_2 may include edge areas ERL and ERR extending in opposite X-axis directions, respectively. In more detail, the upper electrode layer 120_1 may include an edge region ERL extending in a first X-axis direction, and the upper electrode layer 120_2 may include an edge region ERR extending in a second, opposite X-axis direction. In an embodiment, the edge regions ERL and ERR may not overlap the lower electrode layer 100 in the Z-axis direction. In other embodiments, the edge regions ERL and ERR may partially or completely overlap with the lower electrode layer 100 in the Z-axis direction (i.e., overlap in a plan view).

The wiring layer 130_15 may be formed in the edge region ERL of the upper electrode layer 120_1, and the wiring layer 130_16 may be formed in the edge region ERR of the upper electrode layer 120_ 2. In other words, some parts or portions of the wiring layer 130_15 may overlap with the edge area ERL of the upper electrode layer 120_1 formed at one side in the X-axis direction. The contact 140_19 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 19. The contact 140_20 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 20. The contact 140_21 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 21. The contact 140_22 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 22.

The capacitor shown in fig. 10A may be represented by the distributed model circuit shown in fig. 10B. In the embodiment shown in fig. 10B, the Nodes (ND) receiving the current (I) may be disposed at both sides of the central regions CRL and CRR of the upper electrode layers 120_1 and 120_2 with respect to the X-axis direction, respectively. The Nodes (ND) receiving the current (I) may be arranged in four lines or four rows substantially parallel in the Y-axis direction.

Fig. 11A is a schematic plan view illustrating a capacitor, and fig. 11B is a schematic diagram illustrating a distributed model circuit corresponding to the capacitor according to an embodiment of the present disclosure.

Referring to fig. 11A and 11B, the capacitor may include the wiring layers 130_23 to 130_25 and 130_26 to 130_28, and the central regions CRL and CRR described above with reference to fig. 9A. The additional areas AR9 and AR10 may be located on opposite sides of the central area (CRL) with respect to the X direction and spaced apart from the central area (CRL). The additional areas AR9 and AR10 may extend in the Y direction to be coextensive with the central area (CRL). The additional areas AR11 and AR12 may be located on opposite sides of and adjacent to the central area (CRR) with respect to the X direction. The additional areas AR11 and AR12 may extend in the Y direction to be coextensive with the central area (CRL).

In this case, the wiring layer 130_23 may be formed in the central region CRL of the upper electrode layer 120_ 1. The wiring layers 130_24 and 130_25 may be formed in additional areas AR9 and AR10 on opposite sides of the central area CRL, respectively. That is, the wiring layer 130_24 may be formed in an additional region AR9 spaced apart from the central region CRL with respect to the X-axis direction, and the wiring layer 130_25 may be formed in an additional region AR10 spaced apart from the central region CRL with respect to the X-axis direction.

The wiring layer 130_26 may be formed in the central region CRR of the upper electrode layer 120_ 2. The wiring layers 130_27 and 130_28 may be formed in the additional areas AR11 and AR12 of the central area CRR, respectively. That is, the wiring layer 130_27 may be formed in an additional region AR11 spaced apart from the central region CRR with respect to the X-axis direction, and the wiring layer 130_28 may be formed in an additional region AR12 spaced apart from the central region CRR with respect to the X-axis direction.

Each of the wiring layers 130_23 to 130_28 may be formed in a line shape extending in the Y-axis direction. The wiring layers 130_23 to 130_25 may be formed to cross the upper electrode layer 120_1 in the Y-axis direction, and the wiring layers 130_26 to 130_28 may be formed to cross the upper electrode layer 120_2 in the Y-axis direction.

The wiring layers 130_23 to 130_25 may be spaced apart from each other by a predetermined distance in the X-axis direction. The wiring layers 130_26 to 130_28 may be spaced apart from each other by a predetermined distance in the X-axis direction. The wiring layers 130_23 to 130_25 and 130_26 to 130_28 may be spaced apart from each other by a predetermined distance in the X-axis direction, respectively. The wiring layers 130_23 to 130_28 may each be formed to extend in the Y-axis direction.

In an embodiment, each of the wiring layers 130_23 to 130_25 may be a wiring for supplying a power supply voltage. In other embodiments, each of the wiring layers 130_23 to 130_25 may be a wiring for supplying a ground voltage. The voltage supplied through the wiring layers 130_23 to 130_25 may be transmitted to the lower electrode layer 100 through the contacts 140_23 to 140_25, the upper electrode layer 120_1, and the Storage Node (SN).

In an embodiment, each of the wiring layers 130_26 to 130_28 may be a wiring for supplying a ground voltage. In other embodiments, each of the wiring layers 130_26 to 130_28 may be a wiring for supplying a power supply voltage. The voltage supplied through the wiring layers 130_26 to 130_28 may be transmitted to the lower electrode layer 100 through the contacts 140_26 to 140_28, the upper electrode layer 120_2, and the Storage Node (SN).

Contacts 140_23, 140_24, and 140_25 (each contact is denoted as a "through hole", for example) may be formed between the upper electrode layer 120_1 and the wiring layers 130_23, 130_24, and 130_25, and contacts 140_26, 140_27, and 140_28 (each contact is denoted as a "through hole", for example) may be formed between the upper electrode layer 120_2 and the wiring layers 130_26, 130_27, and 130_ 28. That is, the contact 140_23 may be formed between the upper electrode layer 120_1 and the wiring layer 130_ 23. The contact 140_24 may be formed between the upper electrode layer 120_1 and the wiring layer 130_ 24. The contact 140_25 may be formed between the upper electrode layer 120_1 and the wiring layer 130_ 25. The contact 140_26 may be formed between the upper electrode layer 120_2 and the wiring layer 130_ 26. The contact 140_27 may be formed between the upper electrode layer 120_2 and the wiring layer 130_ 27. The contact 140_28 may be formed between the upper electrode layer 120_2 and the wiring layer 130_ 28.

The contact 140_23 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 23. The contact 140_24 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 24. The contact 140_25 may electrically interconnect the upper electrode layer 120_1 and the wiring layer 130_ 25. The contact 140_26 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 26. The contact 140_27 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 27. The contact 140_28 may electrically interconnect the upper electrode layer 120_2 and the wiring layer 130_ 28.

The capacitor shown in fig. 11A may be represented by the distributed model circuit shown in fig. 11B. In the embodiment shown in fig. 11B, the Node (ND) receiving the current (I) may be disposed at the central regions CRL and CRR of the upper electrode layers 120_1 and 120_2, respectively, or may be disposed at both sides of the central regions CRL and CRR of the upper electrode layers 120_1 and 120_2 with respect to the X-axis direction, respectively. The Nodes (ND) receiving the current (I) may be arranged in six lines or six rows substantially parallel in the Y-axis direction.

As is apparent from the above description, a capacitor of a semiconductor device and a distributed model circuit for the capacitor based on some implementations of the disclosed technology are capable of reflecting a resistance change caused by a wiring pattern of the capacitor in an Equivalent Series Resistance (ESR), thereby reducing the number of errors or an error range in analyzing a circuit simulation and a Power Distribution Network (PDN).

Those skilled in the art will appreciate that the embodiments may be practiced in other specific ways than those set forth herein without departing from the spirit and essential characteristics of the present disclosure. The above embodiments are therefore to be construed in all aspects as illustrative and not restrictive. The scope of the present disclosure should be determined by the appended claims and their legal equivalents, rather than by the descriptions above. Furthermore, all changes which come within the meaning and range of equivalency of the appended claims are intended to be embraced therein.
