1. A method of depositing material onto a substrate in a multi-station deposition apparatus, the method comprising:

heating the substrate to a first temperature at a first station of the multi-station deposition apparatus;

depositing a first portion of the material on the substrate while the substrate is at the first temperature in the first station;

transferring the substrate from the first station to a second station in the multi-station processing apparatus and heating the temperature of the substrate to a second temperature; and

depositing a second portion of the material on the substrate while the substrate is at the second temperature, wherein the first portion and the second portion exhibit different values of one or more properties of the material.

2. The method of claim 1, wherein the second temperature is greater than the first temperature.

3. The method of claim 2, further comprising:

transferring the substrate from the second station to a third station of the multi-station deposition apparatus and adjusting the temperature of the substrate to the third temperature that is greater than the second temperature; and

depositing a third portion of the material on the substrate while the substrate is at a third temperature in a third station, wherein the second portion and the third portion exhibit different values of one or more properties of the material.

4. The method of claim 2, further comprising:

transferring the substrate from the second station to a third station of the multi-station deposition apparatus and adjusting the temperature of the substrate to the second temperature; and

depositing a third portion of the material on the substrate while the substrate is at the second temperature in the third station, wherein the second portion and the third portion exhibit substantially the same value of one or more properties of the material.

5. The method of claim 2, further comprising:

transferring the substrate from the first station to a third station of the multi-station deposition apparatus and adjusting the temperature of the substrate to the first temperature prior to transferring the substrate to the second station; and

depositing a third portion of the material on the substrate while the substrate is at the first temperature in the third station, wherein the first portion and the third portion exhibit substantially the same value of one or more properties of the material.

6. The method of claim 2, wherein the first temperature is about 100 ℃ and the second temperature is about 200 ℃.

7. The method of claim 1, wherein the second temperature is less than the first temperature.

8. The method of claim 7, further comprising:

transferring the substrate from the second station to a third station of the multi-station deposition apparatus and adjusting the temperature of the substrate to a third temperature that is less than the second temperature; and

depositing a third portion of the material on the substrate while the substrate is at the third temperature at the third station, wherein the second portion and the third portion exhibit different values of one or more properties of the material.

9. The method of claim 7, further comprising:

transferring the substrate from the second station to a third station of the multi-station deposition apparatus and adjusting the temperature of the substrate to the second temperature; and

depositing a third portion of the material on the substrate while the substrate is at the second temperature in the third station, wherein the second portion and the third portion exhibit substantially the same value of one or more properties of the material.

10. The method of claim 7, further comprising:

transferring the substrate from the first station to a third station of the multi-station deposition apparatus and adjusting the temperature of the substrate to the first temperature prior to transferring the substrate to the second station; and

depositing a third portion of the material on the substrate while the substrate is at the first temperature in a third station, wherein the first portion and the third portion exhibit substantially the same value of one or more properties of the material.

11. The method of claim 1, wherein the material is silicon nitride and a surface of the substrate on which the material is deposited comprises tungsten.

12. The method of claim 1, wherein the material is silicon nitride and the surface of the substrate on which the material is deposited comprises a chalcogenide.

13. A method of depositing material onto a substrate in a multi-station deposition apparatus, the method comprising:

heating a substrate to a first temperature by placing the substrate a first spaced distance away from a first support surface of a first susceptor at a first station of the multi-station deposition apparatus;

depositing a first portion of the material on the substrate while the substrate is at the first temperature in the first station;

transferring the substrate from the first station to a second station in the multi-station processing apparatus;

adjusting the temperature of the substrate to a second temperature by placing the substrate a second standoff distance away from a second support surface of a second susceptor at a second station of the multi-station deposition apparatus; and

depositing a second portion of the material on the substrate while the substrate is at the second temperature.

14. The method of claim 13, wherein the first portion and the second portion exhibit different values of one or more properties of the material.

15. The method of claim 13, wherein the second spacing distance is less than the first spacing distance.

16. The method of claim 15, further comprising:

transferring the substrate from the second station to a third station of the multi-station deposition apparatus;

heating the temperature of the substrate to a third temperature greater than the first temperature and the second temperature by placing the substrate a third spacing distance away from a third support surface of a third susceptor at the third station of the multi-station deposition apparatus, the third spacing distance being less than the second spacing distance; and

depositing a third portion of the material on the substrate while the substrate is at the third temperature in the third station, wherein the first portion, the second portion, and the third portion exhibit different values of one or more properties of the material.

17. The method of claim 13, wherein the second spacing distance is greater than the first spacing distance.

18. The method of claim 17, further comprising:

transferring a substrate from the second station to a third station of the multi-station deposition apparatus;

heating the temperature of the substrate to a third temperature that is less than the first temperature and the second temperature by placing the substrate a third spaced distance away from a third support surface of a third susceptor at the third station of the multi-station deposition apparatus, the third spaced distance being greater than the second spaced distance; and

depositing a third portion of the material on the substrate while the substrate is at the third temperature in the third station, wherein the first portion, the second portion, and the third portion exhibit different values of one or more properties of the material.

19. The method of claim 13, wherein the material is silicon nitride and the surface of the substrate on which the material is deposited comprises tungsten.

20. The method of claim 13, wherein the material is silicon nitride and the surface of the substrate on which the material is deposited comprises a chalcogenide.

21. A multi-station deposition apparatus, the apparatus comprising:

a processing chamber;

a first processing station in the processing chamber, the first processing station comprising a first susceptor having a first heating element configured to heat a substrate located in the first processing station;

a second processing station in the processing chamber, the second processing station comprising a second susceptor having a second heating element configured to heat a substrate located in the second processing station;

a substrate transfer device for transferring one or more substrates between the first processing station and the second processing station; and

a controller for controlling the multi-station deposition apparatus to deposit material onto a substrate at different temperatures, the controller comprising control logic for:

heating the substrate to a first temperature at the first processing station,

depositing a first portion of the material onto the substrate while the substrate in a first processing station is at the first temperature,

transferring the substrate from the first processing station to the second processing station and heating the temperature of the substrate to a second temperature, an

a second processing station in the processing chamber, the second processing station comprising a second susceptor having a second heating element configured to heat a substrate located in the second processing station, wherein the second susceptor comprises a second substrate support surface configured to contact the substrate with the second substrate support surface and configured to separate the substrate from the second substrate support surface by a third separation distance and a fourth separation distance;

a substrate transfer device for transferring one or more substrates between the first processing station and the second processing station; and

a controller for controlling the multi-station deposition apparatus to deposit material onto a substrate at different temperatures, the controller comprising control logic for:

heating the substrate to a first temperature by placing the substrate a first separation distance away from the first substrate support surface,

depositing a first portion of the material onto the substrate while the substrate in the first processing station is at the first temperature,

transferring the substrate from the first processing station to the second processing station,

adjusting the temperature of the substrate to a second temperature by placing the substrate a third separation distance away from the second substrate support surface; and

depositing a second portion of the material on the substrate while the substrate is at the second temperature.

32. The apparatus of claim 31, wherein the first portion and the second portion exhibit different values of one or more properties of the material.

33. The apparatus of claim 31, wherein the third separation distance is less than the first separation distance.

34. The apparatus of claim 33, further comprising a third processing station located in the processing chamber, the third processing station comprising a third susceptor having a third heating element configured to heat a substrate located in the third processing station, wherein:

wherein the third pedestal comprises a third substrate support surface configured to contact the substrate with the third substrate support surface and to separate the substrate from the third substrate support surface by a fifth separation distance and a sixth separation distance,

Technical Field

The present invention relates to methods and apparatus and systems for depositing films in a multi-station deposition apparatus, and more particularly to suppressing interfacial reactions by varying wafer temperature throughout the deposition process.

Background

Some semiconductor manufacturing processes deposit one or more layers of material on a semiconductor substrate or wafer. Integrated circuit manufacturers and device designers employ various processes and apparatus arrangements to produce films having desired properties both during and after material deposition. Material deposition systems, such as chemical vapor deposition chambers, can be operated under different process conditions to control the overall performance of the deposited material. However, defining process conditions for producing films with properties that meet many requirements remains a challenge.

Disclosure of Invention

In one embodiment, a method of depositing a material onto a substrate in a multi-station deposition apparatus may be provided. The method may include: (a) providing a substrate to a first station of the multi-station deposition apparatus; (b) adjusting a temperature of the substrate to a first temperature by heat transfer between the substrate and a susceptor in the first station; (c) depositing a first portion of the material on the substrate while the substrate is at the first temperature in the first station; (d) transferring the substrate to a second station in the multi-station deposition apparatus; (e) adjusting the temperature of the substrate to a second temperature by heat transfer between the substrate and a susceptor in the second station; and (f) depositing a second portion of the material on the substrate while the substrate is at the second temperature; the first portion and the second portion may exhibit different values of a property of the material.

In some embodiments, depositing the material on the substrate while the substrate is at the first temperature may deposit the first portion of the material as a first layer having a first value of a property, and depositing the material on the substrate while the substrate is at the second temperature may deposit the second portion of the material as a second layer having a second value of the property.

In some embodiments, the property may be a first wet etch rate, a first composition, and a first density.

In some embodiments, (b) may include adjusting the temperature of the substrate to the first temperature using a heating element in the susceptor of the first station, and (e) may include adjusting the temperature of the substrate to the second temperature using a heating element in the susceptor of the second station.

In some embodiments, the method may further comprise: (g) after (f), providing the substrate to a third station of the multi-station deposition apparatus; (h) adjusting the temperature of the substrate to a third temperature by heat transfer between the substrate and a susceptor in the third station; and (i) depositing a third portion of the material on the substrate while the substrate is at the third temperature.

In some such embodiments, the third temperature may be a first temperature, a second temperature, or a temperature that is not the first temperature or the second temperature.

In some further such embodiments, the method may further comprise: (j) (ii) after (i), providing the substrate to a fourth station of the multi-station deposition apparatus; (k) adjusting the temperature of the substrate to a fourth temperature by heat transfer between the substrate and a susceptor in the fourth station; and (l) depositing a fourth portion of the material on the substrate while the substrate is at the fourth temperature.

In some further such embodiments, the fourth temperature may be the first temperature, the second temperature, the third temperature, or a temperature that is not the first temperature, the second temperature, or the third temperature.

In some embodiments, (c) may include depositing the first portion of the material on the substrate through N1 deposition cycles, and a deposition cycle may be a set of process steps that collectively deposit a portion of a total thickness of a layer of material deposited at a station, and (f) may include depositing the second portion of the material on the substrate through N2 deposition cycles, and a deposition cycle may be a set of process steps that collectively deposit a portion of the total thickness of a layer of material deposited at a station.

In some embodiments, (c) may include depositing the first portion of the material on the substrate for a time t1, and (f) may include depositing the second portion of the material on the substrate for a time t 2.

In some embodiments, the method may further comprise: while depositing the first portion of the material in (c), moving the substrate toward or away from a substrate support surface of the susceptor of the first station, thereby adjusting a separation distance between the substrate and the susceptor and further adjusting a temperature of the substrate in the first station.

In some embodiments, (b) adjusting the temperature of the substrate to the first temperature may include separating the substrate from a substrate supporting surface of the susceptor of the first station by a first separation distance. The method may further comprise: after (c) and before (d), adjusting the temperature of the substrate to a third temperature by separating the substrate from the substrate supporting surface of the susceptor of the first station by a second standoff distance, after (c) and before (d), depositing a third portion of the material on the substrate while the substrate is in the first station, at the second standoff distance, and at the third temperature. The third portion may exhibit a different value of the property of the material than one or more of the first portion and the second portion of the material.

In some such embodiments, (e) may include adjusting the temperature of the substrate to the second temperature by separating the substrate from a substrate supporting surface of the susceptor in the second station by a third separation distance. The method may further comprise: after (f), adjusting the temperature of the substrate to a fourth temperature by separating the substrate a fourth separation distance from the substrate supporting surface of the susceptor in the second station, after (f), depositing a fourth portion of the material on the substrate while the substrate is at the fourth temperature and in the second station. The fourth portion may exhibit a different value of the property of the material than one or more of the first portion, the second portion, and the third portion of the material.

In some other such embodiments, the first separation distance may be substantially zero such that the substrate contacts the substrate support surface.

In some other such embodiments, (e) may include separating the substrate from the substrate supporting surface of the susceptor by the second separation distance by vertically moving the susceptor away from the substrate while the substrate remains stationary.

In some other such embodiments, (e) may include separating the substrate from the substrate supporting surface of the susceptor by the second separation distance by moving the substrate vertically away from the susceptor while the susceptor remains stationary using a lift mechanism.

In some embodiments, a multi-station deposition apparatus may be provided. The apparatus may include: a processing chamber; a first processing station in the processing chamber comprising a first susceptor having a first heating element configured to heat a substrate located in the first processing station; a second processing station in the processing chamber comprising a second susceptor having a second heating element configured to heat a substrate located in the second processing station; a substrate transfer device for transferring one or more substrates between the first processing station and the second processing station; and a controller for controlling the multi-station deposition apparatus to deposit materials onto the substrate at different temperatures. The controller may include control logic to: (a) providing a substrate to the first station of the multi-station deposition apparatus; (b) adjusting a temperature of the substrate to a first temperature by heat transfer between the substrate and the first susceptor; (c) depositing a first portion of the material on the substrate while the substrate is at a first temperature in the first station; (d) transferring the substrate to the second station; (e) adjusting the temperature of the substrate to a second temperature by heat transfer between the substrate and the second susceptor; and (f) depositing a second portion of the material on the substrate while the substrate is at a second temperature. The first portion and the second portion may exhibit different values of a property of the material.

In some embodiments, each susceptor may include a substrate support surface, may be configured to bring the substrate into contact with the substrate support surface, and may be configured to separate the substrate from the substrate support surface by a first separation distance and a second separation distance. The controller may also include control logic to: positioning the substrate at the first separation distance and the second separation distance; and performing (a) through (c), (e), and (f) at the first station of the multi-station deposition apparatus. Additionally, (b) may include adjusting the temperature of the substrate to the first temperature by separating the substrate from the substrate supporting surface of the susceptor of the first station by a first separation distance, (c) may include depositing the first portion of the material while the substrate is separated from the substrate supporting surface by the first separation distance, (e) may include adjusting the temperature of the substrate to the second temperature by separating the substrate from the substrate supporting surface of the susceptor of the first station by a second separation distance, and (f) may include depositing the material on the substrate while the substrate is separated from the substrate supporting surface of the susceptor of the first station by the second separation distance.

In some embodiments, each susceptor may include a substrate support surface, may be configured to bring the substrate into contact with the substrate support surface, and may be configured to separate the substrate from the substrate support surface by a first separation distance and a second separation distance. Additionally, (b) may include adjusting the temperature of the substrate to the first temperature by heat transfer between the substrate and the susceptor of the first station while the substrate is separated from the substrate supporting surface of the susceptor of the first station by a first separation distance. The controller may also include control logic to: after (c) and before (d), adjusting the temperature of the substrate to a third temperature by separating the substrate from the substrate supporting surface of the susceptor of the first station by a second standoff distance; and after (c) and before (d), depositing a third portion of the material on the substrate while the substrate is in the first station, at the second spaced-apart distance, and at the third temperature. The third portion may exhibit a different value of the property of the material than one or more of the first portion and the second portion of the material.

In some embodiments, the first heating element may be a resistive heating coil embedded in aluminum or a heating wire embedded in aluminum nitride.

In particular, some aspects of the invention may be set forth as follows:

1. a method of depositing material onto a substrate in a multi-station deposition apparatus, the method comprising:

a) providing a substrate to a first station of the multi-station deposition apparatus;

b) adjusting a temperature of the substrate to a first temperature by heat transfer between the substrate and a susceptor in the first station;

c) depositing a first portion of the material on the substrate while the substrate is at the first temperature in the first station;

d) transferring the substrate to a second station in the multi-station deposition apparatus;

e) adjusting the temperature of the substrate to a second temperature by heat transfer between the substrate and a susceptor in the second station; and

f) depositing a second portion of the material on the substrate while the substrate is at the second temperature, wherein the first portion and the second portion exhibit different values of a property of the material.

2. The method of clause 1, wherein:

depositing the material on the substrate while the substrate is at the first temperature deposits the first portion of the material as a first layer having a first value of a property, and

depositing the material on the substrate while the substrate is at the second temperature deposits the second portion of the material as a second layer having a second value of the property.

3. The method of clause 1, wherein the attribute is selected from a first wet etch rate, a first composition, and a first density.

4. The method of clause 1, wherein:

(b) comprising adjusting the temperature of the substrate to the first temperature using a heating element in a susceptor of the first station, an

(e) Comprising adjusting the temperature of the substrate to the second temperature using a heating element in a susceptor of the second station.

5. The method of clause 1, further comprising:

g) after (f), providing the substrate to a third station of the multi-station deposition apparatus;

h) adjusting the temperature of the substrate to a third temperature by heat transfer between the substrate and a susceptor in the third station; and

i) depositing a third portion of the material on the substrate while the substrate is at the third temperature.

6. The method of clause 5, wherein the third temperature is selected from the group consisting of the first temperature, the second temperature, and a temperature that is not the first temperature or the second temperature.

7. The method of clause 6, further comprising:

j) (ii) after (i), providing the substrate to a fourth station of the multi-station deposition apparatus;

k) adjusting the temperature of the substrate to a fourth temperature by heat transfer between the substrate and a susceptor in the fourth station; and

l) depositing a fourth portion of the material on the substrate while the substrate is at the fourth temperature.

8. The method of clause 7, wherein the fourth temperature is selected from the group consisting of the first temperature, the second temperature, the third temperature, and a temperature that is not the first temperature, the second temperature, or the third temperature.

9. The method of clause 1, wherein:

(b) adjusting the temperature of the substrate to the first temperature includes separating the substrate from a substrate supporting surface of the susceptor of the first station by a first separation distance,

the method further comprises the following steps: after (c) and before (d), adjusting the temperature of the substrate to a third temperature by separating the substrate from the substrate supporting surface of the susceptor of the first station by a second standoff distance,

the method further comprises the following steps: after (c) and before (d), depositing a third portion of the material on the substrate while the substrate is in the first station, at the second spaced-apart distance, and at the third temperature, and

the third portion exhibits a different value of the property of the material than one or more of the first portion and the second portion of the material.

10. The method of clause 9, wherein:

(e) comprising adjusting the temperature of the substrate to the second temperature by separating the substrate from a substrate supporting surface of the susceptor in the second station by a third separation distance;

the method further comprises the following steps: after (f), adjusting the temperature of the substrate to a fourth temperature by separating the substrate from the substrate supporting surface of the susceptor in the second station by a fourth separation distance;

the method further comprises the following steps: after (f), depositing a fourth portion of the material on the substrate while the substrate is at the fourth temperature and in the second station; and

the fourth portion exhibits a different value of the property of the material than one or more of the first portion, the second portion, and the third portion of the material.

11. The method of clause 9, wherein the first separation distance is substantially zero such that the substrate contacts the substrate support surface.

12. The method of clause 9, wherein (e) includes separating the substrate from the substrate supporting surface of the susceptor by the second separation distance by vertically moving the susceptor away from the substrate while the substrate remains stationary.

13. The method of clause 9, wherein (e) includes separating the substrate from the substrate support surface of the susceptor by the second separation distance by moving the substrate vertically away from the susceptor while the susceptor remains stationary using a lift mechanism.

14. The method of any of clauses 1-13, wherein:

(c) comprising depositing the first portion of the material on the substrate through N1 deposition cycles, wherein a deposition cycle is a set of process steps that collectively deposit a portion of a total thickness of a layer of material deposited at a station, and

(f) comprising depositing the second portion of the material on the substrate through N2 deposition cycles, wherein a deposition cycle is a set of process steps that collectively deposit a portion of a total thickness of a layer of material deposited at a station.

15. The method of any of clauses 1-13, wherein:

(c) comprising depositing the first portion of the material on the substrate for a period of time t1, an

(f) Including depositing the second portion of the material on the substrate for a period of time t 2.

16. The method of any of clauses 1-8, further comprising: while depositing the first portion of the material in (c), moving the substrate toward or away from a substrate support surface of the susceptor of the first station, thereby adjusting a separation distance between the substrate and the susceptor and further adjusting a temperature of the substrate in the first station.

17. A multi-station deposition apparatus, the apparatus comprising:

a processing chamber;

a first processing station in the processing chamber comprising a first susceptor having a first heating element configured to heat a substrate located in the first processing station;

a second processing station in the processing chamber comprising a second susceptor having a second heating element configured to heat a substrate located in the second processing station;

a substrate transfer device for transferring one or more substrates between the first processing station and the second processing station; and

a controller for controlling the multi-station deposition apparatus to deposit materials onto a substrate at different temperatures, the controller comprising control logic for:

a) providing a substrate to the first station of the multi-station deposition apparatus;

b) adjusting a temperature of the substrate to a first temperature by heat transfer between the substrate and the first susceptor;

c) depositing a first portion of the material on the substrate while the substrate is at a first temperature in the first station;

d) transferring the substrate to the second station;

e) adjusting the temperature of the substrate to a second temperature by heat transfer between the substrate and the second susceptor; and

f) depositing a second portion of the material on the substrate while the substrate is at a second temperature, wherein the first portion and the second portion exhibit different values of a property of the material.

18. The apparatus of clause 17, wherein:

each susceptor comprising a substrate support surface configured to bring the substrate into contact with the substrate support surface and configured to separate the substrate from the substrate support surface by a first separation distance and a second separation distance,

the controller further includes control logic to:

positioning the substrate at the first separation distance and the second separation distance; and

performing (a) through (c), (e) and (f) at the first station of the multi-station deposition apparatus,

(b) comprising adjusting a temperature of the substrate to the first temperature by separating the substrate from the substrate support surface of the susceptor of the first station by a first separation distance,

(c) comprising depositing the first portion of the material while the substrate is separated from the substrate support surface by the first separation distance,

(e) comprising adjusting the temperature of the substrate to the second temperature by separating the substrate from the substrate support surface of the susceptor of the first station by a second standoff distance; and

(f) comprising depositing the material on the substrate while the substrate is separated from the substrate support surface of the susceptor of the first station by the second separation distance.

19. The apparatus of clause 17, wherein:

each susceptor comprising a substrate support surface configured to bring the substrate into contact with the substrate support surface and configured to separate the substrate from the substrate support surface by a first separation distance and a second separation distance,

(b) comprising adjusting the temperature of the substrate to the first temperature by heat transfer between the substrate and the susceptor of the first station while the substrate is separated from the substrate supporting surface of the susceptor of the first station by a first separation distance, and

the controller further includes control logic to:

after (c) and before (d), adjusting the temperature of the substrate to a third temperature by separating the substrate from the substrate supporting surface of the susceptor of the first station by a second standoff distance; and

after (c) and before (d), depositing a third portion of the material on the substrate while the substrate is in the first station, at the second spaced-apart distance, and at the third temperature, and

the third portion exhibits a different value of the property of the material than one or more of the first portion and the second portion of the material.

20. The apparatus of any of clauses 17-19, wherein the first heating element is one of a resistive heating coil embedded in aluminum or a heating wire embedded in aluminum nitride.

In the following description, numerous specific details are set forth in order to provide a thorough understanding of the presented concepts. The presented concepts may be practiced without some or all of these specific details. In other instances, well known process operations have not been described in detail in order not to unnecessarily obscure the concepts. While some concepts will be described in conjunction with specific implementations, it should be understood that these implementations are not intended to be limiting.

Many concepts and implementations are described and illustrated herein. While certain features, attributes and advantages of the implementations discussed herein have been described and illustrated, it should be understood that many other implementations of the invention as well as different and/or similar implementations, features, attributes and advantages thereof will be apparent from the description and drawings. Thus, the following implementations are only some of the possible examples of the present disclosure. They are not intended to be exhaustive or to limit the disclosure to the precise forms, techniques, materials and/or configurations disclosed. Many modifications and variations are possible in light of this disclosure. Methods, systems, and apparatus for film deposition at different temperatures in a deposition apparatus are disclosed herein. Some semiconductor processes are used to deposit one or more layers of material onto a substrate, such as a wafer. As used herein, a "wafer" can generally be construed to include other forms of "substrates," such as large-sized display substrates. In this application, the terms "semiconductor wafer," "substrate," "wafer substrate," and "partially fabricated integrated circuit" are used interchangeably. It will be understood by those of ordinary skill in the art that the term "partially fabricated integrated circuit" may refer to a silicon wafer during any of the many stages of integrated circuit fabrication thereon. Wafers or substrates used in the semiconductor device industry typically have a diameter of 200mm, or 300mm or 450 mm. However, the present invention is not limited thereto. The workpiece may be of various shapes, sizes and materials. In addition to semiconductor wafers, other workpieces that may utilize the present invention include various articles such as printed circuit boards and the like.

Examples of film deposition processes include chemical vapor deposition ("CVD"), plasma enhanced CVD ("PECVD"), atomic layer deposition ("ALD"), low pressure CVD, ultra-high CVD, physical vapor deposition ("PVD"), and conformal film deposition ("CFD"). For example, some CVD processes may deposit a film on a substrate surface in a single deposition process. Some other deposition processes involve multiple film deposition cycles, each film deposition cycle producing a "discrete" film thickness. ALD is one such film deposition method, but any technique that places (put down) a thin film layer and repeats the sequence of species can be considered to involve multiple deposition cycles.

Film deposition is performed under specific process conditions, sometimes referred to as "recipes," that are optimized for the material being deposited and the deposition process being utilized. Some exemplary process conditions include timing and mixtures of gaseous and liquid reactants, chamber and/or station pressures, chamber and/or station temperatures, substrate temperatures, target power levels, RF exposure times, substrate susceptors, chuck and/or susceptor positions, plasma formation in each station, and flows of gaseous and liquid reactants.

Overview of film deposition apparatus

The operation of depositing a film on a semiconductor substrate may be generally performed in a substrate processing apparatus as shown in fig. 1. The apparatus 100 of fig. 1, which will be described in more detail below, has a single process chamber 102, the process chamber 102 having a single substrate holder 108 in an interior volume, the substrate holder 108 being held under vacuum by a vacuum pump 118. The substrate holder, i.e., susceptor 108, has a heating element 110 that can heat the susceptor and the substrate. Also fluidly coupled to the chamber to deliver, for example, film precursors, carrier and/or purge gases and/or process gases, secondary reactants, etc., are a gas delivery system 101 and a showerhead 106. An apparatus for generating a plasma in a process chamber is also shown in fig. 1 and will be described in further detail below. In any event, as described in detail below, the apparatus schematically illustrated in FIG. 1 provides the basic apparatus for performing film deposition operations, such as ALD, on semiconductor substrates.

Although the substrate processing apparatus shown in fig. 1 may be sufficient in some cases, when time-consuming film deposition operations are involved, it may be advantageous to increase the throughput of substrate processing by performing multiple deposition operations simultaneously in parallel on multiple semiconductor substrates. To this end, a multi-station substrate processing apparatus may be employed, as schematically illustrated in fig. 2. The substrate processing apparatus 200 of fig. 2 still employs a single substrate processing chamber 214, however, within a single interior volume defined by the walls of the processing chamber are a plurality of substrate processing stations, each of which may be used to perform a processing operation on a substrate held by a pedestal at that processing station. In this particular embodiment, the multi-station substrate processing apparatus 200 is shown with 4 processing stations 201, 202, 203, and 204. The apparatus also employs a substrate loading device (in this case, the substrate handling robot 226) for loading substrates at the processing stations 201 and 202, and a substrate transfer device (in this case, the substrate turntable 290) for transferring substrates between the nonstop processing stations 201, 202, 203, and 204. Other similar multi-station processing apparatuses may have more or fewer processing stations depending on the implementation and, for example, desired levels of parallel substrate processing, size/space constraints, cost constraints, and the like. Also shown in fig. 2, described in greater detail below, is a controller 250 that facilitates the goal of performing an efficient substrate deposition operation (e.g., in an Atomic Layer Deposition (ALD) operation).

Note that various efficiencies with respect to both equipment costs and operating expenses can be achieved by using a multi-station processing apparatus such as the one shown in fig. 2. For example, a single vacuum pump (not shown in fig. 2, but shown as 118 in fig. 1) may be used to create a single high vacuum environment for all 4 processing stations, and may also be used to draw off spent process gases and the like for all 4 processing stations. According to an embodiment, each processing station typically has its own dedicated showerhead (see, e.g., 106 in FIG. 1) for gas delivery, but shares the same gas delivery system (e.g., 101 in FIG. 1). Similarly, certain elements of the plasma generator apparatus may be shared between processing stations (e.g., power supplies), but according to embodiments, certain aspects may be specific to a processing station (e.g., if a showerhead is used to apply a plasma-generating potential-see discussion of fig. 1 below). However, it should again be understood that such efficiency may also be achieved to a greater or lesser extent by using a greater or lesser number of processing stations per processing chamber (e.g. 2, 3, 5, 6, 7, 8, 9, 10, 11, 12, 13, 14, 15 or 16) or by using more processing chambers per reaction chamber.

Overview of film deposition

Examples of such deposition processes include CVD, PECVD, ALD, and the like, as described above. Some CVD processes may deposit a film on a substrate surface by flowing one or more gaseous reactants that form film precursors and byproducts into a reactor. The precursors are delivered to the substrate surface where they are adsorbed by the substrate, diffuse into the substrate, and deposit on the substrate by a chemical reaction that also produces by-products that are removed from the surface and from the reactor.

As device and feature sizes continue to shrink in the semiconductor industry, and as 3D device structures become more prevalent in Integrated Circuit (IC) design, the ability to deposit thin conformal films (films of materials having uniform thickness relative to the shape of the underlying structure, even if non-planar) continues to gain importance. ALD is a film deposition technique that is well suited for depositing conformal films because a single cycle of ALD deposits only a single thin layer of material, limited in thickness by the amount of one or more film precursor reactants that can adsorb onto the substrate surface (i.e., form an adsorption limiting layer) prior to the film-forming chemical reaction itself. Multiple "ALD cycles" may then be used to build up a film of the desired thickness, and since each layer is thin and conformal, the resulting film substantially conforms to the shape of the underlying device structure. In certain embodiments, each ALD cycle comprises the steps of:

1. the substrate surface is exposed to a first precursor.

2. Purging the reaction chamber in which the substrate is located.

3. The plasma and/or the second precursor is typically used to activate the reaction at the surface of the substrate.

4. Purging the reaction chamber in which the substrate is located.

The duration of each ALD cycle may typically be less than 25 seconds or less than 10 seconds or less than 5 seconds. The activation step(s) of an ALD cycle may have a short duration, for example a duration of 1 second or less. For some low temperature, relatively inert precursors, the dose and conversion time may be about 1 minute or more. The plasma enhanced ALD PEALD sequence described above may also be performed with thermal activation or conversion steps when the substrate is too sensitive to withstand the impact of energetic species generated in the plasma. One advantage of the PEALD system is the ability to modify the film surface using plasmas with different powers, frequencies and ion energies, particularly on the sides of high Aspect Ratio (AR) features. In some cases, additional surface modification steps may be added to the ALD sequence described above, which may be as long as 1 minute or longer.

Film Properties

In some deposition processes, process conditions can affect various properties of the deposited film, such as its physical and/or chemical properties. For example, process conditions, particularly temperature, can affect composition (e.g., addition of stoichiometry or other components such as hydrogen), optical properties (e.g., RI and/or absorption coefficient) and/or density of the deposited film, as well as breakdown voltage and electrical properties (e.g., resistivity) of the film. In many typical deposition processes, the process conditions are kept substantially constant throughout the film deposition process in order to provide, for example, film uniformity, uniform film properties (e.g., wet etch rate or dry etch rate) throughout the film depth, repeatability, and/or high throughput. However, in some deposition processes that are the subject of the present disclosure, the process conditions may be modified during deposition such that films with different properties are produced, i.e., the films are multilayer films, such as bilayer films, three-layer films, four-layer films, continuously varying layer films, and the like.

For example, fig. 3 depicts a representation of four films having varying values of film properties in each film. It should be understood that the film properties in fig. 3 are not specific film properties, but representative properties for illustrative purposes, and the values are merely illustrative; such film properties may represent any of the above-mentioned properties, such as composition or density. The x-axis of fig. 3 represents the overall thickness of the film, such that 0 is the interface between the film and the bottom surface of the substrate (e.g., the bottom of the film and the first portion of the film deposited on the substrate), and 800 is the top of the film (e.g., the last portion of the film deposited). In fig. 3, film 1 is a two-layer film, such that the film properties have two different values in film thickness; the first portion (i.e., about half, from 0 to about half) of the film is deposited

It should be noted that a film may have a wide number of layers with varying values, and that the portions of each film having a given film property value may also be unevenly distributed within the film thickness (e.g., 1/3 for a film at one film property value and 2/3 for a film at a different film property value). For example, film 3 in fig. 3 depicts that the first 1/8 of the film thicknesses has a particular film property value (e.g., 8), the next 5/8 of the film thicknesses has a lower film property value (e.g., 6), and the last 1/4 of the film thicknesses is a higher film property value (e.g., 16) than the other two portions. The film 3 may also be regarded as a three-layer film, but three uneven layers of film thickness have different film property values.

The film property value may also vary continuously throughout the film, as illustrated by film 4 in fig. 3. The film property of the film 4 starts from the highest value and continuously changes (e.g., in a linear manner) to about at the top or end of the deposited filmIs measured. Such continuous variation is not limited to linear variation, but may be non-linear (e.g., exponential) and both linear and non-linear.

The example of fig. 3 shows that the film thickness may be configured to have multiple layers or portions each having different specific film property values. The number of portions of a layer, the value of each portion, and the variation between portions may be configured in any number of ways that may be desirable for a particular process.

Some semiconductor processes that include depositing films on temperature sensitive substrates may benefit from films having varying film properties (e.g., different densities or wet etch rates ("WER")) across the thickness of the film. For example, in the production of Dynamic Random Access Memory (DRAM) applications, which is a type of random access memory that stores some data in separate capacitors within an integrated circuit, a deposition process is used to create tungsten bitline spacers, which particularly involves the deposition of a silicon nitride film on top of tungsten. This deposition process is temperature sensitive because at higher deposition temperatures, such as 650 ℃, the silicon nitride film is deposited using a chemical that reacts with tungsten to produce tungsten nitride; the resulting tungsten nitride has a higher resistivity than tungsten and is therefore undesirable in many DRAM applications. Thus, it is desirable that deposition at the substrate-film interface (e.g., silicon nitride-tungsten) have little reaction between the two materials at the interface; this can be achieved by varying the process conditions in order to produce a film having a particular chemical composition that is non-reactive with the surface of the substrate on which it is deposited or has a low reaction rate. It can also be achieved by changing the process conditions so that the reaction rate between the two is maintained at a low or nominal rate. In this example, a low reaction rate between silicon nitride and tungsten may be achieved by depositing the film at low temperatures, which may be between about 100 ℃ and 300 ℃, including at about 250 ℃.

It may also be desirable for the silicon nitride film deposited in DRAM processing to have film properties that enable the film to be stable when exposed to subsequent processing steps (e.g., etching or acid cleaning). For example, a silicon nitride film with a lower WER may better protect the film from such subsequent processing steps. As described below, films with lower WER can be produced by higher deposition temperatures. Thus, it may be desirable to deposit a silicon nitride film onto tungsten at a lower temperature in order to inhibit chemical reactions between the silicon nitride and tungsten at the interface of the silicon nitride and tungsten, and it may also be desirable to deposit the silicon nitride at a higher temperature in order to produce a lower WER. Thus, such silicon nitride deposition may benefit from different deposition temperatures during the deposition process, such as a lower temperature at the beginning of the process and a higher temperature at the end of the process.

In another example, in Phase Change Random Access Memory (PCRAM), a chalcogenide memory element (chalcogenide memory element) used in PCRAM may suffer degradation (e.g., chemical and/or morphological) when exposed to a reactant at a temperature of about 250 ℃ or higher. In some such PCRAM processes, it is desirable to deposit a chalcogenide encapsulation layer, but the temperature at which deposition occurs may adversely affect the chalcogenide. Accordingly, it is desirable to deposit an initial portion of the encapsulation layer at a temperature equal to or less than 250 ℃, after which the remaining portion of the layer or other layers may be deposited at a higher temperature.

However, many current deposition processes and apparatuses, such as single station deposition apparatuses, do not have the ability to regulate the temperature throughout the deposition process in an efficient and/or manufacturable manner. For example, some deposition apparatuses may change the temperature during the deposition process by increasing or decreasing the temperature at a given station, which may be a time consuming process (e.g., waiting for the substrate to heat and/or cool for minutes or hours), which results in an unacceptable reduction in throughput and/or may result in material flaking and contamination of the substrate (e.g., films grown on the walls and/or substrate may flake off during cool down). Thus, a single temperature is typically selected to produce a film with compromised, sub-optimal film properties for, but partially meeting, different requirements, or to produce a film that meets only one of the different requirements. In the DRAM silicon nitride film deposition example described above, the temperature may be selected to deposit a film that is not optimally suited to the substrate interface requirements or subsequent processing requirements, but rather to partially meet both requirements.

The present disclosure presents inventive methods, apparatus, and systems for adjusting a deposition temperature to change one or more properties of a deposited film during a deposition process.

Deposition techniques with different temperatures

Fig. 4 depicts a flow diagram of an exemplary technique for depositing material on a substrate at different temperatures in a multi-station deposition apparatus. As can be seen in block 430, a substrate may be provided to a first processing station (i.e., a "station") of the multi-station deposition apparatus. Each station of the multi-station reactor may have a susceptor, and each susceptor may have a substrate support surface configured to support a substrate. In some embodiments, the substrate may be provided to the first station and onto the substrate support surface such that the substrate contacts the substrate support surface, while in some other embodiments, the substrate may be placed on a lift mechanism (e.g., lift pins) of the susceptor such that the substrate is separated from the substrate support surface by a non-zero distance (e.g., a non-zero distance above the substrate support surface).

In block 432, the temperature of the substrate is adjusted to a first temperature. The conditioning may be heating or cooling of the substrate and may be performed by heat transfer between the substrate and the susceptor. The susceptor may include a heating element that may generate heat that may be transferred through the susceptor and to the substrate to heat and/or cool the substrate. As described below, the heating element may be any heating element known in the art, such as a resistive heating coil that generates heat at a single or varying temperature based on the current flowing through the coil. The temperature of the substrate may be cooled in various ways (e.g., by increasing the separation distance between the substrate and the substrate supporting surface of the susceptor, a coolant fluid flowing through the susceptor, and/or a gas flowing onto the substrate).

In block 434, once the substrate is heated to the first temperature, a portion of the material is deposited onto the substrate while the substrate is at the first temperature. The deposition process at the first temperature may result, at least in part, in a portion of the deposited material (i.e., a portion of the deposited film) having at least one property having a first value, and in some embodiments may have multiple properties each having a first value. The property may be one of those discussed above, such as a WER whose composition, density, and/or characteristics and/or values thereof are driven at least in part by the first temperature. As noted above, in some processing applications, it is desirable to reduce the reaction between a first portion of a deposited material (e.g., a first portion of a layer of material) and a surface on which the first portion of the material is deposited (e.g., a substrate or other processed material on the substrate). Thus, depositing the first portion of the material onto the substrate while the substrate is at the first temperature may reduce a reaction between the material and a surface on which the material is deposited. In some embodiments, this may be considered a material having a property (such as composition) at a first value that causes little reaction with the surface on which the material is deposited. Referring to the above embodiments, the property(s) having the first value(s) may thus prevent or reduce reaction between silicon nitride and tungsten in DRAM processing, as well as prevent or reduce degradation of chalcogenide memory elements when depositing chalcogenide encapsulation layers in PCRAM processing.

In block 436, after the deposition in the first station,the substrate is provided to a second station of the multi-station deposition apparatus. The substrate may be moved to the second station by a substrate handling robot, and the substrate may be placed on the substrate support surface of the susceptor in the second station or on a lift mechanism (e.g., lift pins) of the susceptor in the second station such that the substrate is separated from the substrate support surface by a non-zero distance (e.g., a non-zero distance above the substrate support surface). Once the substrate is in the second station, the temperature of the substrate is adjusted to a second temperature, as shown in block 438. As in 432, the conditioning may heat or cool the substrate by heat transfer between the substrate and the susceptor in the second station. Once at the second temperature, a second portion of the material is deposited onto the substrate while the substrate is at the second temperature in block 440. The deposition of the second portion at the second temperature may result in the second portion having at least one of the same properties of the first portion of the material, but the second portion exhibiting a different value of the property as compared to the first portion. For example, if the first temperature is about 250 ℃, then deposition of the first portion of the material at that temperature may result in a material having a temperature of about

And if the second temperature is about 400 ℃, then deposition at that temperature may result in a material having a first property (WER) of aboutA second value of WER, and a second portion of the material.

The exemplary technique of fig. 4 is described with respect to only two stations, but such a technique may be used with any number of stations. For example, in a multi-station deposition apparatus having four stations, after block 440, the substrate may be provided into a third station (i.e., by heating or cooling the substrate) adjusted to a third temperature and having a third portion of the material deposited onto the substrate when at the third temperature in the third station, such that the third portion has a third value of the property. Depending at least in part on the value of the third temperature, the third value of the property may be different from the first value of the property and the second value of the property, or may be the same as the first value of the property or the second value of the property (e.g., if the third temperature is the same as the first temperature, the third value of the property may be the same as the first value of the property).

Next, the substrate may be provided to the fourth station, adjusted to a fourth temperature, and have a fourth portion of the material deposited on the substrate while the substrate is at the fourth temperature in the fourth station, such that the fourth portion has a fourth value of the property. The fourth value of the property may be different from the first value of the property, the second value of the property, or the third value of the property, or may be the same as one of the first value of the property, the second value of the property, or the third value of the property, depending at least in part on the value of the fourth temperature (e.g., if the fourth temperature is the same as the second temperature, the fourth value of the property may be the same as the second value of the property), similar to the third value of the property.

Thus, in some embodiments using a multi-station deposition apparatus having at least three stations, at least two stations may have the same temperature while one or more other stations have different temperatures. For example, in the four station examples described above, the first temperature, the second temperature, and the fourth temperature may all be different temperatures, but the third temperature may be substantially the same as the first temperature, such that the values of the properties of the first and third portions are substantially the same. In this example, the technique can be extended such that the substrate is disposed in the third station, conditioned to the first temperature, and has a third portion of the material deposited on the substrate at the first temperature in the third station such that the material has the first value of the property. This may therefore result in a four-layer film in which the values of the properties of the first and third portions of the film are the same, while the values of the properties of the second and fourth portions are different from each other and from the values of the properties of the first and third portions. The example is not limited to only the first and third stations, but any combination of stations having similar and/or different temperatures may be configured for a particular deposition process.

The temperature of the substrate can be adjusted in various ways. In the example implementation of fig. 4, the temperature of the substrate is adjusted by moving the substrate between stations set at different temperatures. In some embodiments, the temperature of the substrate can be adjusted by changing the separation distance between the substrate and the susceptor. For example, for a susceptor at a set temperature, a substrate placed on a substrate support surface of the susceptor may be heated to a temperature substantially the same as (e.g., within about 5 to 10% of) the set temperature of the susceptor. However, the temperature of the substrate decreases with distance from the substrate supporting surface of the susceptor, for example, the larger the separation distance, the larger the temperature difference between the set temperatures of the substrate and the susceptor. This separation allows for fine tuning and temperature adjustment of the substrate temperature during and throughout the deposition process. For example, the susceptor may be set to a temperature of about 300 ℃, and the separation distance between the substrate and the substrate supporting surface of the susceptor may allow the temperature of the substrate to be adjusted from about 300 ℃ to about 250 ℃ or less, with the ability to adjust the temperature at about 200 ℃.

The susceptor can cause separation between the substrate support surface and the substrate in a variety of ways. For example, some susceptors include lift pins configured to extend through and beyond the substrate support surface such that the substrate is raised vertically above the substrate support surface. The lift pins can be configured to be sometimes recessed below the substrate support surface (i.e., "recessed position") such that the substrate can be substantially directly supported on and by the substrate support surface. In some embodiments, the susceptor remains stationary while the lift pins and the substrate move vertically (perpendicular to the substrate support surface), and in some embodiments, the susceptor moves vertically while the lift pins and the substrate remain stationary.

The distance that the lift pins and/or the base move may vary. For example, the spacing distance may be made to be in a range of between about 1 mil and about 1 inch, for example, by movement of the lift pins and/or the susceptor. Vertical movement of the lift pins and pedestal may be achieved by stepper motors, which may enable movement over relatively small and large incremental and total distances. For example, some lift pins may move in increments as small as about 5 mils and have a total range of about 1 inch; some susceptors may also be moved in increments as small as 5 mils, with a total range of about 1 inch. This enables fine tuning of the temperature of the substrate.

Fig. 5 depicts an isometric view of an exemplary base. As can be seen, the pedestal 508 includes a substrate support surface 542 identified by light shading and three lift pins 544 identified within the dashed oval. The lift pins 544 are seen in an extended position such that they extend past the substrate support surface. Fig. 6 illustrates a side view of the exemplary base of fig. 5. Here, the lift pins 544 are seen to extend through the substrate support surface 542 in the vertical or z-axis direction. A substrate 546 is also seen in fig. 6, and the substrate 546 is positioned on three lift pins 544 such that the substrate 546 is raised relative to the z-axis, and thus separated from the substrate support surface 542 by a separation distance 548 between the vertical arrows on the left side of fig. 6. The spacing distance 548 in fig. 6 is depicted as a non-zero distance, but the spacing distance 548 can be considered zero when a substrate is positioned on the substrate support surface 542 and supported by the substrate support surface 542, which can occur when the lift pins 544 are positioned below the substrate support surface 542 (e.g., in a recessed position). Fig. 7 also illustrates a side view of the example base of fig. 5 with the lift pins in a retracted position. Unlike fig. 6, the lift pins of the pedestal 508 have been retracted in fig. 7. Thus, the topmost surface of the susceptor 508 is the substrate support surface 542, such that a substrate placed on the susceptor 508 contacts the substrate support surface 542. Thus, the substrate placed on (e.g., contacting) the substrate support surface 542 of the susceptor 508 is spaced apart by a distance of zero in fig. 7.

As described above, the separation distance between the substrate and the substrate support surface may be caused by: the lift pins and the substrate move vertically upward in the z-axis while the pedestal remains stationary, the lift pins and the substrate remain stationary in the z-axis while the pedestal moves vertically downward in the z-axis, or a combination of both.

Accordingly, the techniques of the present disclosure may adjust the temperature of the substrate by separating the substrate and the substrate supporting surface of the susceptor by various distances. FIG. 8 depicts a flow diagram of an example technique for depositing material on a substrate at different temperatures. As will be described herein, in some embodiments, the example technique shown in fig. 8 may be a development technique of fig. 4, which is performed in a single station, wherein one or more temperature adjustments occur by varying a separation distance between the substrate and the substrate support surface rather than by moving the substrate between stations. In block 850, the substrate is placed in a station of a deposition apparatus, similar to block 430. When a substrate is placed in the station, the substrate may be placed on the substrate support surface of a susceptor in the station such that the substrate contacts the substrate support surface, or the substrate may be placed on a lift mechanism (e.g., lift pins) that extends through the substrate support surface of the susceptor such that there is a non-zero spacing distance between the substrate and the substrate support surface.

In block 852, the temperature of the substrate is adjusted to a first temperature by separating the substrate and the substrate supporting surface of the susceptor by a first separation distance. In some embodiments, the separation distance may be zero such that the substrate is in contact with the substrate support surface, as described above. In other embodiments, the first separation distance may be a non-zero value.

In some embodiments, the adjustment 852 may occur as part of providing the substrate to the station in block 850 such that once the substrate is positioned into the station, the substrate is at the first separation distance. For example, for a first separation distance of zero, this may occur by placing the substrate directly onto the substrate support surface. In some other embodiments, the substrate may be provided to the station and then adjusted or positioned to a first separation distance; for example, a step of adjusting the substrate to a first separation distance. For example, the substrate may be placed directly on the substrate support surface such that the distance between the substrate and the substrate support surface is zero, after which the lift pins may extend vertically upward (or the pedestal may move vertically downward) such that the substrate and the substrate support surface are separated by a non-zero first separation distance. The order of substrate placement in the stations may also be reversed such that the substrate is initially placed in the station directly on the extended lift pins and then raised or lowered to a first separation distance, which may be the initial distance when placed into the station, a higher or lower non-zero value, or zero.

In block 854, once the substrate is positioned at a first spaced distance from the substrate support surface of the susceptor, deposition of a first portion of the material may occur on the substrate while the substrate is at a first temperature and/or at the first spaced distance. Similar to the above, deposition at a first temperature will result in a first portion of the layer having a first property at a first value. As described above, blocks 850 through 854 may be similar to blocks 430 through 434 of fig. 4.

However, in the technique of fig. 8, the substrate remains at the first station for additional blocks 856 and 858; block 436 of fig. 4 is omitted in fig. 8. After deposition in 854, the temperature of the substrate is adjusted in block 856 by separating the substrate from the substrate supporting surface of the susceptor by a second separation distance. As described above, such spacing may be due to the lift pins being raised or lowered while the pedestal remains stationary, the pedestal being raised or lowered while the lift pins and substrate remain stationary, or a combination of both; the second spacing distance may also be zero or non-zero. This may also be described as adjusting the position of the substrate to the second separation distance by adjusting the position of the pedestal and/or lift pins; such adjustments can result in a change in the temperature of the substrate because the substrate is closer to or further from the heated susceptor. This adjustment of 856 differs from that of 438 in that the adjustment of 856 occurs while the substrate remains in the same station.

Similarly to 854, once the substrate is at the second temperature and at the second spaced distance, a second portion of the material may be deposited onto the substrate in block 858. This deposition may produce a second portion of the material having a second value of the property, as described above with respect to fig. 4.

The technique illustrated in fig. 8 may be repeated and/or modified so that the substrate is heated to more than two temperatures while being held at the same station by separating the substrate from the substrate support surface by more than two spaced distances to produce a film having more than two portions with different values of the property. Additionally or alternatively, the technique in fig. 8 may be repeated so that the substrate is heated to the first temperature and/or the second temperature more than once (i.e., by separating the substrate from the substrate support surface by the first and/or second separation distances, respectively) to produce more than one layer having the first property and/or the second property, respectively.

Thus, for example, after block 858, the temperature of the substrate may be adjusted to a third temperature by separating the substrate from the substrate support surface by a third distance. After the adjusting, a third portion of the material may be deposited while the substrate is at a third temperature and/or at a third distance such that the third portion has a third value of the property. As described above, the third value may be different from or the same as the first value or the second value of the property depending on the process conditions (e.g., deposition temperature) of the third portion.

The techniques described herein may also be combined with each other. In some embodiments, a technique for depositing material onto a substrate in a multi-station deposition apparatus may adjust the temperature of the substrate by using two or more stations of different temperatures and two or more separation distances between the substrate and a substrate support surface of a susceptor in the stations.

Fig. 9 depicts an exemplary technique for depositing material onto a substrate at different temperatures in a multi-station deposition apparatus. Blocks 960 through 968 may be the same as blocks 850 through 858, respectively, such that two portions of material are deposited on the substrate while the substrate is at two different temperatures on the susceptor in the first station; the substrate is heated to different temperatures by adjusting a separation distance between the substrate and a substrate supporting surface of a susceptor in the first station. Blocks 962 and 964 deposit a first portion of material having a first value of the property that is different from the second portion having a second value of the property deposited in blocks 966 and 968.

After block 968, in block 970, the substrate is provided to a second station of the multi-station deposition apparatus, similar to block 436. Blocks 970 to 974 may be similar to blocks 436 to 440, but here the temperature of the substrate is adjusted to a third temperature at the second station in fig. 9. In some embodiments, the temperature of the susceptor in the second station is different from the temperature of the susceptor of the first station. Thus, when the substrate is placed in the second station, it is heated or cooled to a third temperature different from the first and second temperatures. A third portion of the material is then deposited on the substrate while the substrate is at a third temperature in the second station, which results in a third portion of the material having a third value of the property, similar to that described above.

Although not shown in fig. 9, after the deposition of block 974, the temperature of the substrate may be adjusted to a fourth temperature by adjusting a separation distance between the substrate and the substrate supporting surface of the susceptor in the second station while at the second station. This may be performed similarly to blocks 960 to 968, but in the second station. For example, after and/or while placing the substrate in the second station, the temperature of the substrate may be adjusted to a third temperature at a third spaced distance between the substrate and the substrate support surface of the susceptor in the second station (which may be similar to block 960). As described above, the third separation distance may be zero or a non-zero value. Deposition is then performed while the substrate is at the third separation distance to produce a third portion of the material having a third value of the property. After the depositing, the temperature of the substrate may be adjusted to a fourth temperature by separating the substrate from the substrate supporting surface of the susceptor of the second station by a fourth separation distance. The deposition is then performed while the substrate is at a fourth temperature and at a fourth separation distance to produce a fourth portion of the material having a fourth value of the property, similar to that described above.

In some embodiments, the techniques described in fig. 9 may not occur in the same order or in the same steps. For example, blocks 960 through 964 may initially occur, and the substrate may then be provided to a second station (e.g., block 970), where blocks 966, 986, 972, and 974 occur at the second station.

Additionally, in some embodiments and as described herein, while depositing the first portion of the material, the substrate may be moved toward or away from a substrate support surface of a susceptor of the station, thereby adjusting a separation distance between the substrate and the susceptor, and further adjusting a temperature of the substrate in the first station.

The deposition process used in the techniques and implementations of the present disclosure may be any known deposition process, such as CVD and ALD (including plasma and thermally driven processes). For example, in some CVD deposition apparatuses, each deposition in the techniques described herein may be performed by a CVD deposition process at a given temperature (e.g., a second temperature) that produces a film of the material.

In some ALD processes, the deposition in the techniques described herein may be a particular cycle of an entire ALD deposition process and/or a single deposition process. There are a number of combinations of temperature and deposition cycles that can be performed. For example, a particular number of deposition cycles (including only one cycle) may be performed at a particular temperature within the multi-station deposition apparatus. In a multi-station ALD apparatus having four stations, for example, the apparatus may be configured to enable deposition at two, three, or four different temperatures, and the substrate may be processed at each of the four stations for any number of cycles throughout the ALD process. For example, a cycle of 1/4 of the overall ALD process may occur at each station such that four layers of material are deposited having at least four values of the properties of the material resulting from deposition at each different temperature. In another example, referring again to fig. 4, the deposition of the material at the first temperature in block 434 may occur for N1 deposition cycles, which may be any number of cycles of the overall ALD deposition process; similarly, the deposition of block 440 may occur for N2 deposition cycles, which may also be any number of cycles. The deposition is also not limited to the same number of depositions at each station or at each temperature, but may vary depending on the desired properties of the deposited material. As discussed herein, a deposition cycle may be a set of processing steps that collectively deposit a portion of the total thickness of the material layer deposited at the station.

In addition, as described above, the temperature of the substrate at each station can be further adjusted to four or more temperatures by increasing or decreasing the separation distance between the substrate and the substrate support surface, so that the substrate can be held at one station, but heated to two or more temperatures, and deposited at two or more temperatures at the same station.

In some embodiments, the deposition at the first and second temperatures may also be performed at different process conditions (e.g., such as different times, plasma exposure times, plasma power, reactant exposure times, and plasma frequency) in addition to different temperatures.

The temperatures described herein may vary between any number of desired temperatures for a particular deposition process. In some embodiments, for example, the temperature can be from about 50 ℃ to about 635 ℃, from about 150 ℃ to about 500 ℃, and from about 250 ℃ to about 450 ℃. The adjustment between the temperatures at which deposition occurs may be an increase and/or decrease in temperature. For example, in general, the temperature may range from hot to cold, cold to hot, hot to cold to hot, cold to hot to cold. As used herein, "hot" and "cold" are relative terms intended to provide a general description of hotter and colder temperatures when compared to each other.
