1. An electronic package, comprising:

a load bearing structure;

the first electronic element and the second electronic element are arranged on the bearing structure at intervals, so that a gap is formed between the first electronic element and the second electronic element;

a filler formed in the gap as a spacer having a groove; and

and the action layer is formed in the groove.

2. The electronic package according to claim 1, wherein the first and second electronic components are electrically connected to the carrier structure.

3. The electronic package according to claim 1, wherein the first electronic component and the second electronic component are the same or different types.

4. The electronic package of claim 1, wherein the upper surfaces of the first and second electronic components are flush with the upper surface of the active layer.

5. The electronic package according to claim 1, wherein the first electronic component is flush with the upper surface of the spacer portion.

6. The electronic package of claim 1, wherein the width of the groove is uniform from slot to slot bottom.

7. The electronic package of claim 1, wherein the width of the groove varies from slot to slot bottom.

8. The electronic package according to claim 1, wherein the filler is further formed between the carrier structure and the first electronic component and between the carrier structure and the second electronic component.

9. The electronic package of claim 1, wherein the active layer has a young's modulus less than a young's modulus of the filler material.

10. The electronic package according to claim 1, wherein the sidewall of the recess extends to the first electronic component and/or the second electronic component.

11. A method of fabricating an electronic package, comprising:

arranging a first electronic element and a second electronic element on a bearing structure at intervals, wherein a gap is formed between the first electronic element and the second electronic element;

forming a filler material in the gap to make the filler material serve as a spacing part, and forming a groove on the spacing part; and

an active layer is formed in the recess.

12. The method of claim 11, wherein the first and second electronic components are electrically connected to the supporting structure.

13. The method of claim 11, wherein the first electronic component and the second electronic component are the same or different types.

14. The method of claim 11, wherein the top surfaces of the first and second electronic components are flush with the top surface of the active layer.

15. The method of claim 11, wherein the first electronic component and the second electronic component have upper surfaces that are flush with the upper surface of the spacer.

16. The method of claim 11, wherein the width of the groove is uniform from the notch to the bottom of the groove.

17. The method of claim 11, wherein the width of the groove varies from slot to slot.

18. The method of claim 11, wherein the filler is further formed between the carrier structure and the first electronic component and between the carrier structure and the second electronic component.

19. The method of claim 11, wherein the Young's modulus of the active layer is less than the Young's modulus of the filler.

20. The method of claim 11, wherein the side wall of the recess extends to the first electronic component and/or the second electronic component.

Technical Field

The present invention relates to semiconductor devices, and more particularly, to an electronic package and a method for fabricating the same.

Background

With the development of electronic industry, the electronic products tend to be designed in a direction of light, thin, short, and diversified functions, and the semiconductor packaging technology develops different packaging types accordingly. In order to meet the requirements of high Integration and Miniaturization of semiconductor devices, the routing density of semiconductor devices is enhanced mainly by Flip chip (Flip chip) in addition to the conventional Wire bonding (Wire bonding) semiconductor packaging technology.

Fig. 1 is a schematic cross-sectional view of a conventional flip chip package structure 1. As shown in fig. 1, a semiconductor chip 11 is bonded to a package substrate 10 via a plurality of solder bumps 13, and the solder bumps 13 are reflowed. Next, an underfill 14 is formed between the semiconductor chip 11 and the package substrate 10 to cover the solder bumps 13.

However, in the conventional flip chip package structure 1, the underfill 14 may be formed at the corner of the semiconductor chip or at the edge of the non-active surface during packaging, and the relative young's coefficient of the underfill 14 is large, so that the internal stress of the semiconductor chip 11 is increased, the stress concentration of the semiconductor chip 11 is caused, and cracking occurs, and the reliability of the flip chip package structure 1 is poor.

Therefore, how to overcome the above problems of the prior art has become an issue to be solved.

Disclosure of Invention

In view of the above-mentioned drawbacks of the prior art, the present invention provides an electronic package and a method for manufacturing the same, which can avoid the problem of cracking of a plurality of electronic components due to stress concentration.

The electronic package of the present invention includes: a load bearing structure; the first electronic element and the second electronic element are arranged on the bearing structure at intervals, so that a gap is formed between the first electronic element and the second electronic element; a filler formed in the gap as a spacer, wherein the spacer has a groove; and an active layer formed in the recess.

The invention also provides a manufacturing method of the electronic packaging piece, which comprises the following steps: arranging a first electronic element and a second electronic element on a bearing structure at intervals, and forming a gap between the first electronic element and the second electronic element; forming a filling material in the gap to make the filling material as a spacing part, wherein the spacing part is provided with a groove; and forming an active layer in the recess.

In the electronic package and the manufacturing method thereof, the first electronic element and the second electronic element are electrically connected to the supporting structure.

In the electronic package and the method for manufacturing the same, the first electronic component and the second electronic component are the same or different.

In an embodiment, the first electronic element and the second electronic element are disposed on the same side of the active layer.

In an embodiment, the first electronic component and the second electronic component are disposed on the same side of the first substrate.

In the electronic package and the method for manufacturing the same, the width of the groove is consistent from the notch to the bottom of the groove.

In the electronic package and the method for manufacturing the same, the width of the groove is not uniform from the notch to the bottom of the groove.

In the electronic package and the method for manufacturing the same, the filling material is further formed between the carrier structure and the first electronic component and between the carrier structure and the second electronic component.

In the electronic package and the method for manufacturing the same, the young's modulus of the active layer is smaller than the young's modulus of the filler.

In the electronic package and the method for manufacturing the same, the sidewall of the groove extends to the first electronic element and/or the second electronic element.

In view of the above, in the electronic package and the method for manufacturing the same of the present invention, the groove is formed in the filling material located between the first electronic component and the second electronic component to make the spacer portion serve as the stress buffer region, so that compared with the prior art, the present invention can effectively avoid the problem of cracking of the first electronic component and the second electronic component due to stress concentration.

Detailed Description

The following description of the embodiments of the present invention is provided by way of specific examples, and other advantages and effects of the present invention will be readily apparent to those skilled in the art from the disclosure herein.

It should be understood that the structures, proportions, and dimensions shown in the drawings and described herein are for illustrative purposes only and are not intended to limit the scope of the present invention, which is defined by the claims, but rather by the claims. In addition, the terms "above", "first", "second" and "a" as used in the present specification are for the sake of clarity only, and are not intended to limit the scope of the present invention, and changes or modifications of the relative relationship may be made without substantial technical changes.

Please refer to fig. 2A to 2D, which are schematic cross-sectional views illustrating a method for manufacturing an electronic package 2 according to the present invention.

As shown in fig. 2A, at least one first electronic component 21 and at least one second electronic component 22 are disposed on a supporting structure 20 at intervals along a horizontal direction a, wherein a space (gap) S is formed between the first electronic component 21 and the second electronic component 22.

In the embodiment, the supporting structure 20 is a package substrate (substrate) having a core layer and a circuit structure or a circuit structure without a core layer (core), such as a redistribution layer (RDL). However, in other embodiments, the supporting structure 20 may also be a semiconductor substrate having a plurality of Through-Silicon vias (TSVs) as a Silicon interposer (TSI). It should be understood that the supporting structure 20 may also be other supporting units for supporting electronic devices such as chips, for example, a lead frame (leadframe), but is not limited thereto.

In addition, the first electronic component 21 is an active component, such as a semiconductor chip, a passive component, such as a resistor, a capacitor, or an inductor, a package structure, or a combination thereof. For example, the first electronic component 21 is a semiconductor chip, which has an active surface 21a and an inactive surface 21b opposite to each other, the active surface 21a has a plurality of electrode pads 210 thereon, and conductive bumps 211 are formed on the electrode pads 210, so that the first electronic component 21 is bonded and electrically connected to the supporting structure 20 through the conductive bumps 211 in a flip-chip manner.

The second electronic component 22 is an active component, such as a semiconductor chip, a passive component, such as a resistor, a capacitor, or an inductor, a package structure, or a combination thereof. For example, the second electronic component 22 is a semiconductor chip, which has an active surface 22a and an inactive surface 22b opposite to each other, the active surface 22a has a plurality of electrode pads 220 thereon, and conductive bumps 221 are formed on the electrode pads 220, so that the second electronic component 22 is bonded and electrically connected to the supporting structure 20 through the conductive bumps 221 in a flip-chip manner.

In the embodiment, the first electronic component 21 and the second electronic component 22 are the same type of electronic component (i.e., active component), and the internal structures of the two electronic components may be the same or different.

It should be understood that the first electronic component 21 and the second electronic component 22 can also be different types of electronic components. For example, the first electronic component 21 is a package structure, and the second electronic component 22 is an active component.

As shown in fig. 2B, a filling material 23 is formed between the carrier structure 20 and the first electronic component 21 and between the carrier structure 20 and the second electronic component 22, so that the filling material 23 covers the conductive bumps 211 and 221.

In the present embodiment, the filling material 23 is, for example, an underfill, which is further formed in the gap S between the first electronic component 21 and the second electronic component 22. Specifically, the filler 23 extends to the side 21c of the first electronic component 21 and the side 22c of the second electronic component 22 by capillary action, so as to form a spacer 23a formed by the filler 23 between the first electronic component 21 and the second electronic component 22.

In addition, the spacing portion 23a is a block in the gap S, and the smaller the width L of the gap S (i.e. the distance between the first electronic element 21 and the second electronic element 22) or the distance is, the more obvious the capillary phenomenon of the filler 23 in the gap S is.

The inactive surfaces 21b and 22b of the first electronic component 21 and the second electronic component 22 are flush with the upper surface of the spacer 23 a.

As shown in fig. 2C and fig. 2C-1, at least one groove 230 is formed in the spacer 23a, so that the spacer 23a includes a connection block 233 located at the bottom of the groove and a first block 231 and a second block 232 located on the connection block 233 and separated from each other (e.g., located on different sides of the connection block 233), wherein the first block 231 is combined on the side surface 21C of the first electronic component 21, and the second block 232 is combined on the side surface 22C of the second electronic component 22.

In the present embodiment, a portion of the filling material 23 is removed by cutting, laser or etching, for example, to form the groove 230. For example, the sidewall 230c of the groove 230 is flat. Specifically, the cutting width of the cutting tool 9 is about 110 micrometers (um), so that the width r of the groove 230 is kept constant from the notch to the groove bottom (the position of the connecting block 233), which is about 110 micrometers.

In addition, the thickness t1 of the first block 231 may be the same as or different from the thickness t2 of the second block 232.

As shown in fig. 2D, an active layer 24 is formed in the recess 230.

In the present embodiment, the active layer 24 is pressed or molded to fill the groove 230.

In addition, as shown in fig. 2D ', the active layers 24,24 ' may be formed on the inactive surfaces 21b,22b of the first electronic component 21 and the second electronic component 22, and then the active layer 24 ' on the inactive surfaces 21b,22b is removed through a planarization process or a thinning process, so that the inactive surface 21b of the first electronic component 21 and the inactive surface 22b of the second electronic component 22 are coplanar with the upper surface of the active layer 24 in the groove 230. For example, the active layer 24 'covers the inactive surface 21b of the first electronic component 21 and the inactive surface 22b of the second electronic component 22, and then a portion of the active layers 24 and 24' is removed by grinding or cutting (a portion of the material of the inactive surface 21b of the first electronic component 21 and a portion of the material of the inactive surface 22b of the second electronic component 22 can be removed as required), so that the inactive surface 21b of the first electronic component 21 and the inactive surface 22b of the second electronic component 22 are flush with the upper surface of the active layer 24 in the groove 230.

The young's modulus of the active layer 24 is smaller than that of the filler 23, and is made of an insulating material such as Polyimide (PI), dry film (dry film), epoxy resin (epoxy), molding compound (molding compound), photoresist (photoresist), or solder mask (solder mask).

In addition, as shown in the electronic package 3 of fig. 3, the width of the groove 330 may vary from the notch to the groove bottom without uniformity. For example, the groove 330 may be tapered or funnel-shaped, and the sidewall 330c thereof is inclined, that is, the width of the groove 330 may be gradually reduced from the notch to the bottom of the groove, and the first block 231 and the second block 232 of the spacer 23a are formed with a chamfer structure by changing the width of the groove 330, so as to further reduce the stress effect on the electronic component. Further, the sidewall 330c 'of the groove 330 can extend to the first electronic component 21 and/or the second electronic component 22, as shown in fig. 3', so that the corners of the first electronic component 21 and/or the second electronic component 22 form a chamfered structure.

Therefore, the manufacturing method of the present invention uses the design that the filling material 23 forms the grooves 230 and 330 in the gap S, so that the grooves 230 and 330 can be used as the stress buffer regions B, and the stress generated by the filling material 23 inside the first electronic element 21 and the second electronic element 22 can be reduced, so compared with the prior art, the manufacturing method of the present invention can disperse the stress applied to the first electronic element 21 and the second electronic element 22, and avoid the problem of cracking of the first electronic element 21 and the second electronic element 22 due to stress concentration.

The present invention also provides an electronic package 2,3 comprising: a carrier structure 20, first and second electronic components 21 and 22, a filler 23, and an active layer 24.

The first electronic component 21 and the second electronic component 22 are disposed on the supporting structure 20 at an interval, so that a gap S is formed between the first electronic component 21 and the second electronic component 22.

The filler 23 is formed in the gap S as a spacer 23a, wherein the spacer 23a has grooves 230, 330.

The active layer 24 is formed in the recesses 230, 330.

In one embodiment, the first electronic component 21 and the second electronic component 22 are electrically connected to the supporting structure 20.

In one embodiment, the first electronic component 21 and the second electronic component 22 are the same or different types.

In one embodiment, the upper surfaces of the first electronic component 21 and the second electronic component 22 are flush with the upper surface of the active layer 24.

In one embodiment, the upper surfaces of the first electronic element 21 and the second electronic element 22 are flush with the upper surface of the spacer 23 a.

In one embodiment, the width r of the groove 230 is constant from notch to groove bottom.

In one embodiment, the width of the groove 330 tapers from the slot to the slot bottom.

In one embodiment, the filling material 23 is further formed between the carrying structure 20 and the first electronic element 21 and between the carrying structure 20 and the second electronic element 22.

In summary, the electronic package and the method for fabricating the same according to the present invention form the groove in the filler located between the first electronic element and the second electronic element, so that the stress generated in the first electronic element and the second electronic element by the filler is reduced, and thus the present invention can prevent the first electronic element and the second electronic element from cracking, thereby improving the reliability of the electronic package.
